The high definition mask according to an embodiment includes a quartz plate; a phase shift mask (PSM) area found on the quartz plate in a predetermined pattern; and a chromeless mask (CLM) are formed in a finger pattern as compared to the PSM area.

Abstract: A method for manufacturing a semiconductor device effectively removes a solvent of a bottom antireflective coating film is using a porous material so as to prevent acid in a photoresist film from reacting with the solvent during a post exposure baking (PEB) process. The method includes forming a pattern formation layer on a wafer, forming a bottom antireflective coating film containing a solvent, on the pattern formation layer, arranging a porous material layer in contact with the bottom antireflective coating film, absorbing the solvent contained in the bottom antireflective coating film using the porous material layer, forming photoresist film patterns on predetermined portions of the bottom antireflective coating film, etching the bottom antireflective coating film using the photoresist film patterns as masks, and etching the pattern formation layer using the photoresist film patterns as masks to form patterns.

Abstract: A method for manufacturing a semiconductor device deposits a plurality of bottom antireflective coating films to prevent a standing wave caused by a light source of a short wavelength in forming a fine pattern. The method includes forming a pattern formation layer on an entire surface of a wafer, forming two or more bottom antireflective coating films on the pattern formation layer, forming a photoresist film pattern on a predetermined region of the bottom antireflective coating films, etching the bottom antireflective coating films using the photoresist film pattern as a mask, forming sidewall spacers at sides of the photoresist film pattern, and etching the pattern formation layer using the sidewall spacers and the photoresist film pattern as masks.

Abstract: Disclosed therein is a method for preparing the 3?-amino-2?,3?-dideoxyguanosine, comprising the steps of: (a) treating 3?-amino-3?-deoxythymidine and 2,6-diaminopurine with a pyrimidine nucleoside phosphorylase and a purine nucleoside phosphorylase to prepare 3?-amino-2?,3?-dideoxyribosyl 2,6-diaminopurine; and (b) converting enzymatically the 3?-amino-2?,3?-dideoxyribosyl 2,6-diaminopurine with an adenosine deaminase to prepare 3?-amino-2?,3?-dideoxyguanosine. According to the present invention, 3?-amino-2?,3?-dideoxyguanosine may be obtained with very high yield in a relatively simple procedure.

Abstract: The present invention relates to a composition for preventing at least one plant disease resulted from infection of plant pathogens and a method for preparing the same. Particularly, the composition contains extract of at least one plant selected from the group consisting of Coptis chinensis Franch., Phellodendron genus plant, Sanguinaria canadensis and Chelidonium majus var. asiaticum which are natural plants having anti-plant pathogen activity or berberine which is purified therefrom. The composition of the present invention can be effectively used for preventing disease pathogens such as plant powdery mildew, anthracnose of pepper, damping-off of cucumber and gray mold rot of strawberry resulted from infection of plant pathogens such as Colletrotrichum gloeosporiodes, Pythium ultimum or Botrytis cinerea.

Abstract: Disclosed herein is a cooling/heating air conditioner with a humidifying function. The cooling/heating air conditioner comprises a refrigeration cycle mechanism including a compressor, an outdoor heat exchanger, expansion units, indoor heat exchangers, and a 4-way valve, to enable both cooling and heating operations, a condensed water collecting device to receive and store condensed water, which is produced in part of the outdoor heat exchanger and indoor heat exchangers serving as evaporators, a steam generating device to change the condensed water gathered via the condensed water collecting device into humidifying steam, and a humidifying spray device to supply the steam generated in the steam generating device to rooms. The cooling/heating air conditioner has the effect of realizing more pleasant air conditioning environment in a heated room that may be easily dried, and of achieving effective utilization of the condensed water.

A physiological signal detection module including a measuring electrode implemented by a dry electrode having good conductivity to detect various physiological signals is detachably disposed inside the clothing closely adhered to user's skin. The measuring electrode can be in stable contact with the user's skin as well as the detection module can be conveniently worn for a long time. The various physiological signals detected by the measuring electrodes are wirelessly transmitted to an external device, thereby conveniently monitoring the physiological signal of the user in real time.
