    Abstract: A semiconductor device may include a first film and a second film defining parts of a trench, a plug conductive film, a via, and a wiring in the trench. The trench may include a second sub-trench having a second width below a first sub-trench having a first width. The plug conductive film may extend from a first side of the first film to penetrate a bottom face of the trench. An uppermost face of the plug conducive film may be in the trench. The via may include an insulating liner between the plug conductive film and the first film. The uppermost face of the plug conductive film and at least a part of a side wall of the plug conductive film may be in contact with the wiring. An upper face of the insulating liner may be exposed by a bottom face of the second sub-trench.

These active regions are separated from each other by a trench isolation region, which has a recess therein that extends along its length. First and second floating gate electrodes are provided. A control electrode is provided that extends between the first and second floating gate electrodes and into the recess in the trench isolation region. The recess in the trench isolation region is sufficiently deep so that the control electrode, which extends into the recess, operates to reduce (e.g., block) a parasitic coupling capacitance between the first and second floating gate electrodes.

The semiconductor wall between the buried diffusion layers may correspond to a channel of the memory device. In a method of fabricating the memory device, a pattern having a sidewall may be formed on a semiconductor substrate. A buried oxide layer may be formed at the upper surface and another buried oxide layer may be formed at the lower surface. A charge trap insulating layer may be formed at the sidewall where the buried oxide layers are formed. A gate electrode may be formed on the charge trap insulating layer. A semiconductor substrate may be formed to form a trench, so that the sidewall may be obtained.

    Abstract: In a method for manufacturing a semiconductor device, an oxide layer, a first polysilicon layer, and a second polysilicon layer are sequentially provided on a substrate. A first hard mask pattern is provided on the second polysilicon layer. The oxide layer, the first polysilicon layer, and the second polysilicon layer are patterned using the first hard mask pattern as a mask to form a lower gate structure including an oxide pattern, a first polysilicon pattern, and a second polysilicon pattern. The lower gate structure is etched to provide an oxidation layer on sidewalls of the lower gate structure. An insulating layer is provided on the lower gate structure including the oxidation layer. The first hard mask pattern is removed to form a first opening in the insulating layer, the first opening exposing the second polysilicon pattern. A metal pattern is formed in the first opening on the second polysilicon pattern, the second polysilicon pattern having the oxidation layer on sidewalls thereof.
