  • Patent number: 10438837
Abstract: An electronic device includes a semiconductor substrate having a plurality of trenches formed therein. Each trench includes a sidewall having a doped region, a sidewall liner, and a filler material. The substrate has a slip density of less than 5 cm?2. The low slip density is achieved by a novel annealing protocol performed after implanting the dopant in the sidewall to repair damage and/or stress caused by the implant process.

  • Patent number: 10032663
Abstract: A method for fabricating an integrated circuit (IC) includes etching trenches into a semiconductor surface of a substrate that has a mask thereon. Trench implanting using an angled implant then forms doped sidewalls of the trenches. Furnace annealing after trench implanting includes a ramp-up portion to a maximum peak temperature range of at least 975° C. and ramp-down portion, wherein the ramp-up portion is performed in a non-oxidizing ambient for at least a 100° C. temperature ramp portion with an O2 flow being less than 0.1 standard liter per minute (SLM). The sidewalls and a bottom of the trench are thermally oxidized to form a liner oxide after furnace annealing to form dielectric lined trenches. The dielectric lined trenches are filled with a fill material, and overburden portions of the fill material are then removed to form filled trenches.

  • Patent number: 9691751
Abstract: A method of fabricating an integrated circuit (IC) includes etching a trench in a semiconductor substrate having an aspect ratio (AR) ?5 and a trench depth ?10 ?m. A dielectric liner is formed along the walls of the trench to form a dielectric lined trench. In-situ doped polysilicon is deposited into the trench to form a dielectric lined polysilicon filled trench having a doped polysilicon filler therein. The doped polysilicon filler after completion of fabricating the IC is essentially polysilicon void-free and has a 25° C. sheet resistance ?100 ohms/sq. The method can include etching an opening at a bottom of the dielectric liner before depositing the polysilicon to provide ohmic contact to the semiconductor substrate.

  • Patent number: 9453917
Abstract: A method, non-transitory computer readable medium and timing computing device for subnanosecond time synchronization. A difference between synchronized measurements of one of a plurality of satellite signals from a reference receiver and another receiver for each of N values within a cycle is determined. A clock bias error is calculated for each of the N values. The calculated clock bias errors are stored in a vector over time for each of the N values, with one of the vectors for each of the N values. A trajectory of the vectors over time is determined. The one of the vectors with a best convergence over time is selected. A timing signal is adjusted based on the N value for the selected one of the vectors with the best convergence over time.

  • Publication number: 20160208915
Abstract: In accordance with an example embodiment, a transmission shifting apparatus may include a transmission having a plurality of gears and a clutch positioned between a power source and the transmission. A shift lever may operably connect to the transmission, such that movement of the shift lever causes the transmission to shift gears. A shift sensor may detect when the shift lever receives an operator input in a manner to generate a gear shift. A shift controller may selectively disengage the clutch when the shift sensor detects the operator input applied to the shift lever, and selectively engage the clutch when the shift controller determines the shift is complete.

  • Patent number: 8837287
Abstract: Various exemplary embodiments relate to a system and related method for transmission of content over a telecommunications network. The system may include a deep packet inspection (DPI) device configured to perform DPI to identify an application associated with the new flow, determine an amount of bandwidth required for the application, and determine a current amount of bandwidth used by the subscriber. The DPI device may then determine a total amount of bandwidth used by the subscriber. When the total amount of bandwidth exceeds an amount of bandwidth guaranteed to the subscriber, the DPI device may perform a traffic management action on packets belonging to the new flow, such that the total amount of bandwidth used by the subscriber does not exceed the amount of bandwidth guaranteed to the subscriber.
