  • Patent number: 4028140
Abstract: A method of directly etching an inverted-mesa semiconductor structure, wherein the mesa is first formed by shallow etching from the epitaxial layer surface and then undercut by preferentially etching the substrate more rapidly than the epitaxial layer.
    Type: Grant
    Filed: October 22, 1975
Date of Patent: June 7, 1977
    Assignee: U.S. Philips Corporation
Inventors: John Gilbert Summers, Maurice Pierrepont
  • Patent number: 4007104
Abstract: A method of manufacturing a semiconductor device wherein a semiconductor layer of one conductivity type is provided on a semiconductor body of the same conductivity type but of higher conductivity, a mesa is formed by etching away with a reactive gas plasma the semiconductor material around a masked area defining a mesa, and the mesa is then undercut by further etching by a gas plasma that removes material of the body faster than material of the layer so as to produce a bevelled mesa.
    Type: Grant
    Filed: October 22, 1975
Date of Patent: February 8, 1977
    Assignee: U.S. Philips Corporation
Inventors: John Gilbert Summers, Michael John Josh, Mildred Avis Ayling
