    Abstract: The present invention relates to a process for preparation of silane compound represented by general formula (I) of which one or two hydrogens have been substituted, comprising a reaction of silane compound represented by general formula (II) with trichlorosilane in the presence of metal or metal compound as a catalyst. ##STR1## whereby, R.sup.1, R.sup.2 and R.sup.3 respectively represent chlorine or methyl group, and Z and Z' respectively represent hydrogen or chlorine, and as a result, the process of the present invention is industrially useful because trichlorosilane having relatively low price is employed.

    Abstract: The present invention relates to a process for preparing tris(silyl)methanes by directly reacting a mixture of .alpha.-dichloromethylsilanes represented in formula I and hydrogen chloride or alkyl chlorides represented in formula II, with silicon metal to give the tris(silyl)methanes having two dichlorosily groups (formula III), the tris(silyl)methanes having one trichlorosilyl group and one dichlorosilyl group (formula IV), and the tris(silyl)metranes having two trichlorosilyl groups (formula V) in moderately high yields in the presence of copper catalyst at a temperature from 250.degree. C. to 350.degree. C. ##STR1## Wherein R represents hydrogen, alkyl(C.sub.1 -C.sub.4), or CH.sub.2 CH.sub.2 Cl, and R.sub.1, R.sub.2, and R.sub.3 represent independently hydrogen or chloride.

    Abstract: The present invention relates to bis(silyl)methanes and their preparation methods in high hields by directly reacting .alpha.-chloromethylsilanes represented by formula I incorporated with hydrogen chloride or alkylchlorides represented by the general formula II, with silicon metal to give the bis(silyl)methane compound having dichlorosily group (formula III) as the major products and the bis(silyl)methane compounds having trichlorosilyl group (formula IV) in moderately high yields in the presence of copper catalyst at a temperature from 250.degree. C. to 350.degree. C. The different major product is obtained depending upon the chloride incorporated. n-Butyl chloride, t-butyl chloride, propyl chloride, and hydrogen chloride gave bissilylmethane with hydrogen substituted on the silicon atom as the major product. When 1,2-dichloroethane is incorporated, bis(silyl)methanes having trichlorosilyl group is the major product. ##STR1## In formulae (I), (III), (IV), R.sub.1, R.sub.2, and R.sub.
