    Abstract: A structured abrasive article is provided that has a backing having first and second opposed major surfaces and a structured abrasive layer disposed on and secured to the first major surface of the backing. The structured abrasive layer includes a polymeric binder, abrasive particles dispersed in the binder and an additive dispersed in the binder. The additive provides improved chemical mechanical planarization (CMP) polish performance, including high oxide/nitride selectively, high removal rates, lower nitride loss and improved with-in-wafer non-uniformity (WIWNU).

The abrasive particles have a mean particle size of less than 200 nm and the surfactant is in the binder in an amount of from 0.75 to 2.2 weight percent based upon the total weight of the structured abrasive layer. A method of abrading a workpiece using the provided fixed abrasive pad is also provided.

The system also comprises a charge control adjuvant having limited solubility in the liquid carrier. The charge control adjuvant preferably is present in the liquid carrier in an amount in excess of the solubility of the adjuvant in the liquid carrier. Alternatively, the charge control adjuvant may be dispersed in a matrix having limited solubility in the liquid carrier or encapsulated within a matrix to form microcapsules having limited solubility in the liquid carrier. The charge control adjuvant in any of the above forms may be provided in a number of formats for release into the toner composition as needed.
