    Abstract: According to an embodiment, an etching apparatus includes a reaction chamber, a vacuum pump connected to the reaction chamber through the gate valve, a holding unit which holds a processing subject, an etching gas supply unit, a heating unit, and a sublimation amount determining unit. The etching gas supply unit supplies an etching gas which forms a reaction product by reacting with the processing subject to the reaction chamber. The heating unit heats the processing subject to an equal or higher temperature than temperature at which the reaction product will be sublimated. The sublimation amount determining unit monitors a predetermined physical amount which changes depending on the degree of sublimation of the reaction product during the sublimation process using the heating unit, in which the physical amount is used as a sublimation-amount-dependent change value which changes over time.

    Abstract: There is disclosed a method of manufacturing a semiconductor device, wherein an Si3N4 film is formed as a mask member on the surface of a silicon substrate, then etched to form an STI trench. A solution of perhydrogenated silazane polymer is coated on the surface of the silicon substrate having an STI trench formed thereon to deposit a coated film (PSZ film) thereon. The PSZ film deposited on the mask member is removed, leaving part of the PSZ film inside the trench, wherein the thickness of the PSZ film is controlled to make the height thereof from the bottom of the STI trench become 600 nm or less. Thereafter, the PSZ film is heat-treated in a water vapor-containing atmosphere to convert the PSZ film into a silicon oxide film through a chemical reaction of the PSZ film. Subsequently, the silicon oxide film is heat-treated to densify the silicon oxide film.

In the steel plate reinforcing sheet comprising a restricting layer and a resin layer, a curing composition is first prepared by mixing rubber components comprising diene-based rubber and rubber having a vinyl group in its side chain, with a cross-linking agent capable of reacting with these rubber components, and then by kneading the mixture. Thereafter, the curing composition thus prepared is rolled by molding, to form a resin layer. Then, the resin layer thus formed is adhesively bonded to the restricting layer, to produce a steel plate reinforcing sheet.
