    Abstract: In an automotive vehicle body including a first annular frame (29) formed by front pillars (11, 12), a second annular frame (34) formed by center pillars (13, 14) and a front door (7) internally provided with a front door beam (51) and fitted between the front pillar and center pillar one each side of the vehicle body, the front door beam overlaps the first annular frame and second annular frame as seen from sideways, and includes a door beam main body (61) providing a channel member having an open side facing inboard and a tension wire (71) extending along an inboard side of the door beam main body. Thereby, when another vehicle hits the front door from sideways, because the front door beam overlaps the first annular frame and second annular frame as seen from sideways, the impact energy can be effectively transmitted to the vehicle body. Furthermore, because the door beam main body supports a compressive load while the tension wire supports a tensile load, deformation of the door beam is minimized.

The keeper proposed herein has a keeper body, which is shaped like a plate, and a root, which is attached to the bottom of the keeper body. The keeper body and the root are machined from a single piece of soft magnetic material in one piece. The root has a smaller diameter part that is linked to a larger diameter part whose external diameter is larger than an external diameter of the smaller diameter part. The smaller diameter part is linked to the bottom of the keeper. There are multiple circumferential grooves around the outer side of the larger diameter part.

The gate insulation layer is formed by a thermal oxidation method using dry oxygen.

    Abstract: A semiconductor device is manufactured using a SiC substrate. On a semiconductor region a region formed of SiC having an (11-20) face orientation is formed. A gate insulation layer is a gate oxidation layer. The surface of the semiconductor region is cleaned, and the gate insulation layer is formed in an atmosphere containing hydrogen or water vapor. After the gate insulation layer has been formed, the substrate is heat-treated in an atmosphere containing hydrogen or water vapor. This reduces the interface-trap density at the interface between the gate oxidation layer and the semiconductor region.

    Abstract: An MIS transistor that uses a silicon carbide substrate has a buried channel structure. The surface orientation of the silicon carbide substrate is optimized so that the device does not assume a normally on state, has good hot-carrier endurance and punch-through endurance, and high channel mobility. In particular, a P-type silicon carbide semiconductor substrate is used to form a buried channel region. To achieve high mobility, the depth at which the buried channel region is formed is optimized, and the ratio between buried channel region junction depth (Lbc) source and drain region junction depth (Xj) is made to be within 0.2 to 1.0. The device can be formed on any surface of a hexagonal or rhombohedral or a (110) surface of a cubic system silicon carbide crystal, and provides a particularly good effect when formed on the (11-20) surface.

A keeper has a main body with a attracted face, a screw part that is located at the back face, a conical tapered shaft, and a projecting ring part. An implant has a screw hole part, a conical tapered hole part which has about the same inclining angle of the tapered axle part, and an inclining end face. When the keeper and the implant are connected, the tapered shaft and the tapered hole part are fitted closely and at the same time, the inner face of the acute angle pointed end and the inclining end part are in contact and at least the acute angle pointed end of the projecting ring part is elastically transformed toward the diameter.

When the keeper 3 and the implant 10 are connected, the taper shaft 35 and the taper hole part 15 are fitted closely and at the same time, the inner face 371 of the acute angle pointed end 375 and the inclining end part 17 touch and at least the acute angle pointed end 375 of the projecting ring part 37 is elastically transformed toward the diameter.
