Patent number: 7424145Abstract: An inspection device for photomasks and products fabricated using the same, capable of reducing the time from inspection to repair. A reference data generator generates reference data that is based on design data and includes sensitivity class codes that differentiate designated pattern functions such as signal lines and power supply lines by means of inspection sensitivity. Then an inspection sensitivity setter allocates the desired inspection sensitivity for each sensitivity class code. An image acquiring unit photographs a subject of inspection (e.g., photomask or wafer), and a comparator detects a defect by comparing the photographed image with the reference data. When a defect is found, a reference data extractor extracts the region of the reference data that corresponds to the defect location. A defect registration determinator refers to the sensitivity class codes for the region and determines whether to register the defect. This reduces the number of defects that are registered.Type: GrantFiled: June 27, 2003Date of Patent: September 9, 2008Assignee: Fujitsu LimitedInventors: Tsutomu Horie, Kazutoshi Ohta

Patent number: 6745484Abstract: A positional accuracy measurement pattern is formed such that the position of an edge portion required to have high positional accuracy in a device pattern and the position of the pattern center of the positional accuracy measurement pattern are arranged on the same straight line in accordance with a direction in which the high positional accuracy is necessary. On the basis of the pattern center of the positional accuracy measurement pattern and the difference between the measurement value and the design value of the pattern dimension, the positional accuracy (the difference between the measurement value and the design value) of an edge portion of the device pattern is calculated.Type: GrantFiled: March 11, 2002Date of Patent: June 8, 2004Assignee: Fujitsu LimitedInventors: Tsutomu Horie, Kazutoshi Ohta

Patent number: 6708323Abstract: Pattern data of a designed circuit, including a plurality of feature data is verified according to given rules (S2). If feature data not meeting the rules exists, contents of the feature data are outputted as an error (S3), and if a designer considers the error is not problematic (false error) in view of characteristics of the circuit (S5), he inputs the error information indicating the error is false to add it to a file including the pattern data (S8). The file is read to perform processing on feature data to obtain exposure data for manufacturing a mask, and the feature data processed is verified according to given rules. If any feature data not meeting the rule exists, it is judged whether the contents of the feature data are included in the error information. If it is judged to be included, further judged whether the error is false. If false, the process is continued to repeat for the rest data.Type: GrantFiled: February 7, 2001Date of Patent: March 16, 2004Assignee: Fujitsu LimitedInventors: Kazutoshi Ohta, Tsutomu Horie

Method for projecting and exposing a photomask pattern onto re-exposing substrates and its apparatus
Patent number: 4734745Abstract: A method and an apparatus for projecting and exposing a photomask pattern of a master mask onto a plurality of re-exposing substrates using first and second pluralities of positioning markers, marked on the master mask and a standard marker substrate, respectively, and a condensing optical system for optically aligning the mounting positions of the master mask and the re-exposing substrate and exposing the photomask pattern onto the re-exposing substrate, where the master mask and the re-exposing substrate are placed at the conjugate points of the condensing optical system. In an embodiment in which the focus length of the condensing optical system is long, the standard marker substrate is fixed in close proximity to the re-exposing substrate on the optical axis of the condensing optical system to produce a shadow image of the second positioning markers on the re-exposing substrate.Type: GrantFiled: March 14, 1986Date of Patent: March 29, 1988Assignee: Fujitsu LimitedInventor: Kazutoshi Ohta -
Patent number: 4666743Abstract: A method for manufacturing a decorative sheet from a metallic sheet comprises the steps of flame-spraying a coating material onto the surface of a metallic sheet to form a flame-sprayed layer thereon, and roughening the surface of the flame-sprayed layer. The surface of the metallic sheet may be etched in the shape of some pattern to form the flame-sprayed layer, and may be covered with at least one mask having a pattern opening which extends through the mask and has a pattern so as to form the pattern on the surface of the metallic sheet by flame-spraying of the coating material through the pattern opening of the mask.Type: GrantFiled: November 13, 1985Date of Patent: May 19, 1987Assignee: Mitsubishi Denki Kabushiki KaishaInventors: Kazutoshi Ohta, Kenichi Takemoto, Katsumi Makino

Patent number: 4653611Abstract: A period of time required since the output signal of an acceleration detector for detecting an earthquake exceeds a first set level, until it reaches a second set level greater in value than the first set level, is measured, and a calculation is executed on the basis of the measured value thereby to predict the scale of the earthquake, and a resetting period of time since an elevator is brought to a stoppage operation due to the earthquake, until the stoppage operation is released, is calculated on the basis of the predicted scale of the earthquake. Thus, the period of time till the reset is automatically set is variable according to the scale of the earthquake.Type: GrantFiled: January 17, 1986Date of Patent: March 31, 1987Assignee: Mitsubishi Denki Kabushiki KaishaInventors: Kazutoshi Ohta, Minoru Nakata

Patent number: 4570753Abstract: An elevator hoisting device including a stator forming a primary side of a linear motor disposed on an wall of a hoistway adjacent to its ceiling, a tape-shaped amorphous metallic member for hanging down over a pulley to support at opposite ends thereof an elevator car and a counter weight so as to cause its pendent portion connected to the counter weight to be close to the stator through a non-magnetic member with a low coefficient of friction to form a secondary conductor of the linear motor. The non-magnetic member and therefore the adjacent surface of the stator is somewhat tilted to the vertical downward toward the wall of the hoistway.Type: GrantFiled: September 28, 1983Date of Patent: February 18, 1986Assignee: Mitsubishi Denki Kabushiki KaishaInventors: Kazutoshi Ohta, Katsuhiko Suzuki

Patent number: 4465161Abstract: An elevator drive sheave includes a groove in its peripheral surface. A plurality of circumferentially spaced projected teeth are provided in the groove and a lining extends over these teeth. A stranded elevator rope is received in the groove in contact with the lining. The spacing of the teeth is a multiple of the pitch of the strands of the rope. In case of abnormal lining wear, the rope comes in contact with the teeth to insure continued safe tractive force.Type: GrantFiled: February 16, 1982Date of Patent: August 14, 1984Assignee: Mitsubishi Denki Kabushiki KaishaInventors: Kazutoshi Ohta, Sadayuki Ohtomi

Patent number: 4434873Abstract: An electric elevator car drive has a sheave having grooves lines with non-metallic linings, and a controller which stops the elevator car when the linings are damaged. The grooves of the sheave have a plurality of metallic projections projecting thereinto which are normally covered by the non-metallic layers but which come into secure engagement with the cable when the layers are damaged. A fault detector detects the damage done to the layers, and, when damage to the layers are detected, the controller stops the elevator car at the nearest floor at which it can be stopped safely without damage to the cables suspending the elevator car.Type: GrantFiled: March 2, 1982Date of Patent: March 6, 1984Assignee: Mitsubishi Denki Kabushiki KaishaInventors: Kazutoshi Ohta, Eiki Watanabe
