    Abstract: An integrated circuit structure includes a semiconductor substrate, a semiconductor strip over a portion of the semiconductor substrate, and a Shallow Trench Isolation (STI) region on a side of the semiconductor strip. The STI region includes a dielectric layer, which includes a sidewall portion on a sidewall of the semiconductor strip and a bottom portion. The dielectric layer has a first etching rate when etched using a diluted HF solution. The STI region further includes a dielectric region over the bottom portion of the dielectric layer. The dielectric region has an edge contacting an edge of the sidewall portion of the dielectric layer. The dielectric region has a second etching rate when etched using the diluted HF solution, wherein the second etching rate is smaller than the first etching rate.

A second recessing is performed to recess the isolation regions to extend the semiconductor fin downwardly, with an inter-diffusion region of the first semiconductor strip and the second semiconductor strip being exposed after the second recessing. The inter-diffusion region is then etched.

The jutting plates are located longitudinally on the bottom in a protrusive manner. Each of the jutting plates has an outer surface on which a portion is extended outwards greater than another portion. The collet is encased in the sleeve. The sleeve has a tubular wall which has a plurality of segments corresponding to the jutting plates. Each segment has an inner surface on which a portion is extended inwards greater than another portion. When the greater extended inward portion of the tubular wall is in contact with the greater extended outwards portion of the jutting plate, the jutting plate is tilted inwards to press the fastened member.
