    Abstract: A molecular beam epitaxy (MBE) growth method and apparatus is disclosed which achieves a significantly improved sticking coefficient for materials like Hg upon a substrate, and thus a higher efficiency. A highly ionized, low pressure plasma is formed consisting of a mixture of ions of one substance of a compound to be epitaxially grown, neutral particles of the substance and electrons, and also preferably both ionization and excitation radiation. The plasma is directed onto a substrate together with a flux of the other substance in the compound; the flux can be in the form of either a vapor, or a second plasma. Radiation assisted epitaxial growth for Hg compounds in which ionization and excitation radiation are formed from Hg vapor and used to assist epitaxial growth with neutral Hg particles is also described. The plasma is formed in a special discharge chamber having a hollow cathode with an emissive-mix-free cathode insert.

    Abstract: The specification describes a planar gallium arsenide charge coupled device and process for making same wherein a first series of metal pattern forming steps are performed on the surface of a GaAs semiconductor body to form input, output and bias electrodes of a CCD in a first level or plane of the structure. In a subsequent, second series of metal pattern forming steps, a plurality of charge transfer electrodes are formed between the CCD input and output electrodes, and simultaneously an annular charge isolation electrode is deposited so as to completely surround the input, output, and charge transfer electrodes of the CCD. These electrodes deposited in this second series of metal pattern forming steps lie in a second level or plane of the structure being fabricated. Next, a dielectric mask is formed on the surface of the last named electrodes. Openings ("vias") are formed therein which are aligned with the input, output, charge transfer and charge isolation electrodes.

    Abstract: The specification describes a process for annealing electronic material, and particularly semiconductor crystals, wherein the material is submerged in a molten solution which contains the element or elements which comprise the material as solute. The solution is maintained at a temperature near the point at which the melt is saturated with solute. However, the material being annealed is physically isolated from actual contact with the solution by a gas-porous and liquid-tight container in a manner that exposes the material only to equilibriating gases from the molten solution during the annealing process. Thus, dissociation and decomposition of a semiconductor material during annealing is prevented by these equilibriating gases while using this extremely simple, unique and novel procedure which insures that no solid (other than the material holder) or liquid makes actual contact with the semiconductor material being annealed.
