    Abstract: A nano-scale device and method of fabrication provide a nanowire having (111) vertical sidewalls. The nano-scale device includes a semiconductor-on-insulator substrate polished in a [110] direction, the nanowire, and an electrical contact at opposite ends of the nanowire. The method includes wet etching a semiconductor layer of the semiconductor-on-insulator substrate to form the nanowire extending between a pair of islands in the semiconductor layer. The method further includes depositing an electrically conductive material on the pair of islands to form the electrical contacts. A nano-pn diode includes the nanowire as a first nano-electrode, a pn-junction vertically stacked on the nanowire, and a second nano-electrode on a (110) horizontal planar end of the pn-junction. The nano-pn diode may be fabricated in an array of the diodes on the semiconductor-on-insulator substrate.

The nanowire material is then removed from the channels.

    Abstract: In accordance with the teachings described herein, systems and methods are provided for always-on wireless IP communication. An access provider network (APN) that includes an always-on packet data serving node (PDSN) may be used to communicate over a wireless communication link with a mobile station. The PDSN may include an inactivity timer and may be used to set the inactivity timer to an inactivity timer starting value and send a starting value estimate to the mobile station over the wireless communication link, wherein the starting value estimate is a function of the inactivity timer starting value. The mobile station may include an inactivity timer estimate and may be used to receive the starting value estimate and set the inactivity timer estimate to the starting value estimate. The mobile station may also be used to reset the inactivity timer estimate to the starting value estimate when the mobile station communicates with the APN.

    Abstract: A method and system of providing a mobile data device in a wireless system with information about preferred networks to connect to, the mobile data device having a preferred roaming list with a list of networks, the method comprising the steps of: adding to the preferred roaming list information about whether each network in the list of networks supports third generation data capabilities; and determining preferred networks based on information within the preferred roaming list including a geographic area and whether the network supports third generation data capabilities, whereby, within the geographic area, the mobile data device prefers networks which support third generation data capabilities over networks which do not support said third generation data capabilities. A method of connecting electrodes of a semiconductor device grows the nanowire from an activated device electrode to an opposing device electrode. A method of bridging semiconductor nanowires grows nanowires between an electrode pair in opposing lateral directions. A method of self-assembling the nanowire bridges the nanowire between an activated electrode pair. A method of controlling nanowire growth forms a surface irregularity in the vertical surface. An electronic device includes a laterally grown nano-scale interconnection.

    Abstract: Methods and apparatus for limiting communication capabilities in mobile communication devices are disclosed. In one illustrative example, a predetermined condition such as an unsatisfactory temperature or a low battery voltage is detected at the mobile communication device. At this time, a communication request for communicating information through a wireless communication network is received through a user interface. If the communication request is for a non-emergency communication, the non-emergency communication is inhibited during the existence of the predetermined condition. If the communication request is for an emergency communication, however, the emergency communication is allowed despite the existence of the predetermined condition. The emergency communication may be allowed at a reduced transmit power and/or using limited coding/modulation methods. The emergency communication may be a “911” voice call or an emergency message.

    Abstract: Methods and apparatus for prioritizing voice call requests during data communication sessions involving a mobile communication device are disclosed. In one illustrative example, an end user invokes a voice call request though a user interface of the mobile device. If this request is made while the mobile device is engaged in a connected data communication service, the mobile device immediately forces the connected data service into a dormant state. In particular, a release order is transmitted to tear down a traffic channel of the connected data service so that the voice call request can be processed. Subsequently, a voice call with the mobile device is established using a new traffic channel. When the voice call is completed, data communications will resume if needed. Advantageously, the mobile device prioritizes voice calls over data communication sessions which may be deemed less time-critical.

The SOA comprises a signal waveguide for guiding an optical signal along a signal path, and further comprises one or more laser cavities having a gain medium lying outside the signal waveguide, the gain medium being sufficiently close to the signal waveguide such that, when the gain medium is pumped with an excitation current, the optical signal traveling down the signal waveguide is amplified by an evanescent coupling effect with the laser cavity. When the gain medium is sufficiently pumped to cause lasing action in the laser cavity, gain-clamped amplification of the optical signal is achieved.

The problem of relative intensity noise (RIN) transfer from the ballast lasers into the optical signal is avoided by ensuring that the relaxation oscillation frequency (ROF) of each ballast laser is sufficiently higher than the signal modulation rate such that the RIN spectrum is tolerably low at the signal modulation rate. The ROFs themselves are manipulated by methods including adjustment of excitation current densities within the ballast lasers.

    Abstract: Biopsy needles comprising an elongate hollow needle having an inwardly tapered front end portion terminating in a cutting edge have been used for taking bone marrow biopsies, but difficulties occur, inter alia, in breaking off the biopsy from the remainder of the marrow and retaining it in the needle. This difficulty is overcome by the needle having a front end portion of smaller internal cross-section than the remainder of the needle, with an internal shoulder or step where the said front portion adjoins the wider internal portion of the needle. The shoulder is adapted to break or cut the biopsy from the remainder of the marrow and retain it within the needle.
