The process includes receiving measurement data associated with the wafer pattern. The process may also include determining a similarity value between the wafer pattern and a reference pattern associated with a reference wafer based on the measurement data. The process may further include determining whether the similarity value satisfies a similarity condition. Responsive to the similarity value satisfying the similarity condition, the process may additionally include identifying a failure mode associated with the wafer pattern based on the reference pattern of the reference wafer.
