    Abstract: One aspect of the invention pertains to a semiconductor package having a die and a die attach pad with a plurality of spaced apart pedestals supported by a web. A die is mounted on the die attach pad such that the die is supported by at least a plurality of the pedestals. Selected edge regions of the die are arranged to overlie recessed regions of the die attach pad between adjacent pedestals. The die is electrically connected to at least some of the contact leads. An adhesive is arranged to secure the die to the die attach pad, with the thickness of the adhesive between the web of the die attach pad and the die being greater than the thickness of the adhesive between the die and the top surfaces of the pedestals that support the die. The die attach pad may have rounded peripheral corners between adjacent edge surfaces of the die attach pad.

    Abstract: One aspect of the invention pertains to a semiconductor die with rounded sidewall junction edge corners. Such rounding reduces stress accumulations at those corners. In other embodiments of the invention, the sharpness of other corners and edges in the die are reduced. For example, reducing the sharpness of the bottom edge corners formed by the intersection of a sidewall and the back surface of a die can further diminish stress accumulations. One embodiment pertains to a wafer carried on a wafer support, where the wafer includes a multiplicity of such dice. Another embodiment involves a semiconductor package containing such dice. Methods of fabricating the dice are also described.

    Abstract: It has been discovered that metals and/or amines can be removed or transferred from a hydrocarbon phase to a water phase in an emulsion breaking process by using a composition that contains water-soluble hydroxyacids. Suitable water-soluble hydroxyacids include, but are not necessarily limited to glycolic acid, gluconic acid, C2-C4 alpha-hydroxy acids, poly-hydroxy carboxylic acids, thioglycolic acid, chloroacetic acid, polymeric forms of the above hydroxyacids, poly-glycolic esters, glycolate ethers, and ammonium salt and alkali metal salts of these hydroxyacids, and mixtures thereof. The composition may also include at least one mineral acid to reduce the pH of the desalter wash water. A solvent may be optionally included in the composition. The invention permits transfer of metals and/or amines into the aqueous phase with little or no hydrocarbon phase undercarry into the aqueous phase.

    Abstract: Techniques of providing a low output voltage, high current capability charge pump are given. The charge pump has multiple capacitors along with switching circuitry. In an initialization phase, the first plate of each of the capacitors is connected to receive a regulator voltage and the second plate of each capacitor is connected to ground. In a transfer phase, the capacitors are connected in series, where, for each capacitor after the first, the second plate is connected to the first plate of the preceding capacitor in the series. The output voltage of the pump is from the first plate of the last capacitor in the series. Regulation circuitry generates the regulator voltage from a reference voltage to have a value responsive to the output voltage level of the pump.
