  • Patent number: 7655965
Abstract: A semiconductor light receiving device includes a plurality of photodiode units, each of which is configured to convert a received light into an electric signal; and a separating unit configured to electrically separates the plurality of photodiode units from each other. The impurity concentration of a surface portion of the separating unit is equal to or lower than a first concentration. The first concentration is a concentration at which the light receiving sensitivity of the separating unit to light is substantially equal to the light receiving sensitivity of each of the plurality of photodiode units of the light. A wavelength of the light is equal to or longer than that of blue-violet light.

  • Patent number: 6881165
Abstract: A first hydraulic pump and a second hydraulic pump are respectively mounted to both ends of a rotary shaft in an electric motor, whereby it is possible to drive both of the first hydraulic pump and the second hydraulic pump by one electric motor. Since the electric motor is driven and controlled so as to have any higher rotational speed among a rotational speed of the first hydraulic pump for obtaining an amount of working fluid required in a hydraulic control circuit for a power steering apparatus and a rotational speed of the second hydraulic pump for obtaining an amount of working fluid required in a hydraulic control circuit for a power train by a hydraulic pump drive controlling portion, it is possible to necessarily and sufficiently secure the working fluids respectively required in the power steering hydraulic control circuit and the power train hydraulic control circuit which are independent from each other, by a little electric power consumption.

  • Patent number: 6306057
Abstract: A hybrid drive system comprising: a torque amplify mechanism coupled to an output member of an internal combustion engine and an output member of an electric motor, as energized by an electric power to output a torque, for amplifying and outputting the torque, as outputted from the internal combustion engine, by controlling the torque of the electric motor; and a continuously variable transmission arranged between torque amplify mechanism and the output shaft for increasing/decreasing and outputting the torque inputted from the torque amplify mechanism. Further comprised is a forward/backward switching mechanism between the torque amplify mechanism and the output shaft for setting a forward state, in which the inputted motive power is unreversed and outputted, and a backward state in which the inputted motive power is reversed and outputted. As a result, the reverse run can be made only with the motive power outputted from the internal combustion engine.

  • Publication number: 20010004117
Abstract: A photodiode includes a semiconductor region (1, 7) having a first conductivity type (p or n type), an embedded layer (2) disposed in the semiconductor region (1, 7) and having a second conductivity type (n or p type) different from the first conductivity type (p or n type), and a leader (9) made of a semiconductor of the second conductivity type (n or p type). The embedded layer extends parallel to a surface (8) of the semiconductor region (1, 7). The leader extends from the surface (8) of the semiconductor region (1, 7) along the depth of the semiconductor region (7, 7) and is joined to a region of the embedded layer (2). The photodiode preferably has a base layer (11) made of a semiconductor of the second conductivity type (n or p type). The base layer (11) is held against the surface (8) of the semiconductor region (1, 7) and extends parallel to the surface (8) of the semiconductor region (1, 7). The base layer is isolated from the embedded layer (2) and electrically connected to the leader (9).
