  • Patent number: 10438757
Abstract: The present invention provides a method of determining an electrical operating time of a circuit breaker (140) in a multiphase electrical system having a subsystem (160) at an electric potential resulting from electrical characteristics of electrical components within the subsystem. The method comprises monitoring (145) the voltage of the subsystem in the first phase, determining a first rate of change from the monitored voltage in the first phase, detecting at least one instance of switching based on the first rate of change, determining an electrical operating time of the circuit breaker based on the detected at least one instance of switching and an instance at which a command for switching was provided to the circuit breaker.

  • Patent number: 9923375
Abstract: A method for synchronizing and connecting a first sub power system with a second sub power system with an intelligent electronic device (IED) by use of at least one switching device between the first sub power system and the second sub power system in an electrical power system is provided. The IED monitors power supply parameters such as voltage magnitude, phase and other derived parameters such as voltage and phase differences in the first sub power system and the second sub power system to identify at least one instance for fast bus transfer where the two sub systems have acceptable differences in magnitude and phase. The IED performs phase shifting and voltage magnitude correction in anticipation for synchronizing power supplies on connection at the identified instance.

  • Publication number: 20180019335
Abstract: An exemplary doping profile for an epitaxial layer reduces the on-state resistance (RON) and off-state capacitance (CD). A reduction in on-state resistance improves the forward voltage drop (VF). Compared to constant epitaxial doping, non-uniform doping of the epitaxial layer can optimize trade-offs between on-state resistance (RON) and off-state capacitance (CD), and off-state blocking of power devices. In some embodiments, the doping profile for the epitaxial layer may be graded or gradual. In some embodiments, the doping profile for the epitaxial layer may be a stepped or a stepwise function.

  • Publication number: 20160126308
Abstract: A semiconductor power device includes a junction termination extension (JTE) region that is defined by a gradually reducing width extending towards a periphery of the semiconductor device. In one advantageous aspect, the JTE design achieves a flat electric field profile across the JTE region. In another advantageous aspect, area efficiency of implementations can be increased, thereby reducing cost and complexity of fabrication.
