  • Patent number: 12775215
Abstract: To measure an illumination angle distribution, which is established via a multiplicity of illumination channels of an illumination optics unit, on an object field via an obscured projection optics unit, a setpoint pupil lighting of an illumination pupil of the illumination optics unit is initially established. With the aid of the setpoint pupil lighting, whether splitting of a measurement pupil lighting into a reflection measurement pupil and a diffraction measurement pupil is desired is checked. Depending on the result of the check, a reflection measurement pupil lighting and/or a diffraction measurement pupil lighting of the illumination optics unit is established by establishing corresponding illumination channels. The reflection measurement pupil lighting is measured by inserting a reflective object into the object field and/or the diffraction measurement pupil lighting is measured by inserting a diffractive object into the object field. An actual pupil lighting is reconstructed from the measurement data.

  • Publication number: 20260227714
Abstract: A measurement system has two facet mirrors, the individual mirrors of which are tiltable via respective tilting actuator devices, each comprising a tilting actuator. The two facet mirrors are usable as an illumination optical unit of a projection exposure apparatus. Individual mirrors of the second facet mirror are part of a transfer optical unit, by which individual mirrors of the first facet mirror are imageable into an object field illuminated by the illumination optical unit. The measurement system has a measurement light beam selection device, by which a measurement light individual beam is selected which is guided by at least one each of the individual mirrors of the facet mirrors. A detection device of the measurement system detects the measurement light individual beam. A control/regulating device of the measurement system is signal-connected to the tilting actuator devices, the object-field-side measurement light beam selection device and the detection device.

  • Publication number: 20250044705
Abstract: A method for characterizing a lithography apparatus, in particular, a method for characterizing a lithography apparatus configured to cause an obscuration of radiation, as well as a lithography apparatus and a computer program product configured to carry out the methods. A method for characterizing a lithography apparatus; detecting first diffracted radiation of the lithography apparatus, wherein the first diffracted radiation was diffracted at a characterization element; determining a diffraction property of the characterization element based on at least in part the first substantially undiffracted radiation and the first diffracted radiation.
