Patent number: 9645510Abstract: A method of selecting a periodic modulation to be applied to a variable of a radiation source, wherein the source delivers radiation for projection onto a substrate and wherein there is relative motion between the substrate and the radiation at a scan speed, the method including: for a set of system parameters and for a position on the substrate, calculating a quantity, the quantity being a measure of the contribution to an energy dose delivered to the position that arises from the modulation being applied to the variable of the source, wherein the contribution to the energy dose is calculated as a convolution of: a profile of radiation, and a contribution to an irradiance of radiation delivered by the source; and selecting a modulation frequency at which the quantity for the set of system parameters and the position on the substrate satisfies a certain criteria.Type: GrantFiled: April 16, 2014Date of Patent: May 9, 2017Assignee: ASML NETHERLANDS B.V.Inventors: Wilhelmus Patrick Elisabeth Maria Op 'T Root, Adrianus Leonardus Gertrudus Bommer, Robert De Jong, Frank Everts, Herman Philip Godfried, Roland Pieter Stolk, Paul Van Der Veen

Publication number: 20150109599Abstract: A support apparatus for a lithographic apparatus has an object holder and an extraction body radially outward of the object holder. The object holder is configured to support an object. The extraction body includes an extraction opening configured to extract fluid from a top surface of the support apparatus. The extraction body is spaced from the object holder such that the extraction body is substantially decoupled from the object holder. The extraction body comprises a projection configured such that it surrounds the object holder and such that, in use, a layer of liquid is retained on the projection and in contact with an object supported on the object holder.Type: ApplicationFiled: May 17, 2013Publication date: April 23, 2015Applicant: ASML Netherlands B.V.Inventors: Adrianus Hendrik Koevoets, Sjoerd Nicolaas Lambertus Donders, Menno Fien, Antonius Franciscus Johannes De Groot, Christiaan Alexander Hoogendam, Johannes Henricus Wilhelmus Jacobs, Nicolaas Ten Kate, Martijn Houben, Raymond Wilhelmus Louis Laffarre, Jan Steven Christiaan Westerlaken, Jim Vincent Overkamp, Maarten Van Beijnum, Robert De Jong

Publication number: 20060124256Abstract: A hybrid method for processing papermaking fibers to remove high density stickies typically includes utilizing a multistage array of forward cleaners coupled with a flotation cell which increases overall efficiency of the system. In a preferred embodiment, a first rejects aqueous stream from a first stage bank of centrifugal cleaners is treated in a flotation cell before being fed to a second stage bank of centrifugal cleaners. With the improved technique, the accepts from the first stage bank of centrifugal cleaners may be combined with the accepts from the second stage bank of centrifugal cleaners and fed forward to a thickening device, for example. The technique is also suitably employed for removing stickies from material which has already been screened with a fine screen.Type: ApplicationFiled: December 7, 2005Publication date: June 15, 2006Inventors: Robert de Jong, Richard Sleeter, Robert Kellogg
