  • Publication number: 20030170955
Abstract: A trench gate semiconductor device, which can improve the difficulty of channel inversion to thereby improve the switching characteristics as maintaining the effect of suppression of short-channel effects and the high dielectric voltage characteristic between the gate and the drain. The trench gate semiconductor device includes a gate electrode (18) buried in a trench (14) formed in an Si substrate (12) through a gate insulating film (16), and a source/drain diffusion layer (20) formed in a surface region of the Si substrate (12) on the opposite sides of the trench (14). In this trench gate semiconductor device, the corner portions (14a) and (14b) formed by the side walls and the bottom wall of the trench (14) are rounded so as to form concave surfaces concaved inward of the trench (14).

  • Patent number: 6321953
Abstract: The present invention provides a composite immersion nozzle, by which it is possible to reduce thermal stress on the nozzle and to prevent occurrence of cracks, whereby there is no restriction on properties of the materials such as thermal expansion coefficient, while fully utilizing properties required for each of the materials such as corrosion resistant property, property to prevent alumina build-up on the nozzle, etc. In an immersion nozzle comprising two types or more of materials, a material having higher thermal expansion coefficient than that of the nozzle main body is arranged on inner side of the nozzle, and a ratio of thickness of the material arranged on the inner side to total thickness of the nozzle is less than 25%.

  • Patent number: 5979720
Abstract: A nozzle for use in continuous casting of steel simultaneously provides resistance to adhesion of Al.sub.2 O.sub.3 inclusions, damage resistance, and spalling resistance. The refractory material of at least the interior surface of the nozzle and/or the portions to come into contact with molten steel is composed of amorphous silica and alumina and has a chemical composition of 5 to 40 percent by weight of SiO.sub.2, 60 to 95 percent by weight of Al.sub.2 O.sub.3, and 3 percent by weight or less of unavoidable impurities.

  • Patent number: 5346942
Abstract: The present invention provides a monolithic refractory with self-flowability. A monolithic refractory of the first invention of the present invention contains refractory aggregates, liquid novolak type phenol resin and an organic separation preventative. A monolithic refractory of the second invention of the present invention contains refractory aggregates and a novolak type phenol resin solution with a number-average molecular weight of not more than 600. The first invention of the present invention gives good hot flowability and prevention of sedimentation of the aggregates to the monolithic refractory. The second invention gives good hot flowability, stabilization in adhesion and prevention of warpage of the hardened body obtained. With the present invention a monolithic refractory can be suitably selected and used according to its intended use and purpose.
