An epitaxy is performed to simultaneously grow first epitaxy semiconductor regions from the first recesses and second epitaxy semiconductor regions from the second recesses.     Abstract: Doping techniques for fin-like field effect transistors (FinFETs) are disclosed herein. An exemplary method includes forming a fin structure, forming a doped amorphous layer over a portion of the fin structure, and performing a knock-on implantation process to drive a dopant from the doped amorphous layer into the portion of the fin structure, thereby forming a doped feature. The doped amorphous layer includes a non-crystalline form of a material. In some implementations, the knock-on implantation process crystallizes at least a portion of the doped amorphous layer, such that the portion of the doped amorphous layer becomes a part of the fin structure. In some implementations, the doped amorphous layer includes amorphous silicon, and the knock-on implantation process crystallizes a portion of the doped amorphous silicon layer.

The catalyst uses SiO2 as a support and Zn as a promoter, and a small amount of active component Pt is supported; the weight percentage of Pt is 0.025%-1%, and the weight percentage of Zn is 0.025%-1.7%, a co-impregnation method is adopted in preparation, the SiO2 support is impregnated in aqueous solution of chloroplatinic acid and zinc nitrate, and then drying and high-temperature reduction are performed to obtain a PtZn/SiO2 catalyst. The catalyst has the advantages of high activity, high stability, low price and low toxicity. The catalyst provided by the present application is applicable to preparation of alkene through short-chain alkane dehydrogenation, in particular to preparation of propylene through propane dehydrogenation in a hydrogen atmosphere.

    Abstract: The present invention belongs to the technical field of supported catalysts, and discloses a supported core-shell structured ZnO catalyst, and a preparation method and use thereof. With Al2O3 as a support and ZnO as active sites, the catalyst is characteristic of a NiZn@ZnO core-shell structure, which consists of a NiZn alloy core and a ZnO shell The preparation method comprises firstly dissolving Ni(NO3)3.6H2O and Zn(NO3)2.6H2O in deionized water; then impregnating Al2O3 with the solution described above, followed by uniform ultrasonic dispersion and complete drying; and finally the obtained solid is calcinated and reduced to obtain the target catalyst, which exhibits high activity, selectivity and stability. The catalyst can be used for the dehydrogenation of light alkanes to alkenes, especially in dehydrogenation of propane to propylene.

    Abstract: A molybdenum-vanadium bimetal oxide catalyst having a molecular formula of Mo1Vy, where y represents an atomic molar ratio of vanadium and molybdenum. An oxygen support Mo1Vy is prepared by an impregnation method including impregnation, drying, calcination, and tablet pressing. In the dehydrogenation reaction of a light alkane to an alkene over the supported molybdenum-vanadium bimetal oxide, the reaction temperature is 450° C.-550° C. Propane can be oxidized and dehydrogenated to produce propylene with a high activity and high selectivity. A conversion rate of propane remains at 30%-40%, and a selectivity for propylene is 80%-90%. A fresh oxygen support changes from a high-valence state to a low-valence state after reacting with propane. A low-valence state oxygen support reacts with air or oxygen to be oxidized to a high-valence state, and recovers lattice oxygen and cycles again.

    Abstract: A molybdenum-vanadium bimetallic oxide catalyst and its application in the chemical looping oxidative dehydrogenation of alkane. The molecular formula of molybdenum-vanadium bimetallic oxide catalyst is MoVy and y represents the atomic molar ratio of vanadium and molybdenum. The supported MoVy catalyst is prepared by impregnation method, following the drying, calcination and tablet pressing. The reaction temperature was 450-550° C., and propane could be oxidized and dehydrogenated to propylene with high activity and selectivity, with propane conversion rate remaining at 30-40% and propylene selectivity at 80-90%. The fresh catalysts were reduced to the lower valence states with the lattice oxygen diffusion to propane. After the dehydrogenation, the reduced samples were regenerated to recover to the initial state and regain the lattice oxygen. During the redox cycles, the reaction performance remains stable, which can be used in the fixed bed reactor, moving bed reactor or circulating fluidized bed.

A QPSK-to-QDB constellation converter processes the signal samples generated by the MIMO equalizer to convert them into the QDB modulation format. A QDB decoder coupled to the constellation converter then recovers the data encoded in the received optical signal by mapping the processed signal samples onto the QDB constellation.

Moreover, the simple method of screwing a calorific member and a protruding iron cover covering outside the calorific member to the electric hot-plate is very helpful for repairmen to fix broken-down calorific members.
