Publication number: 20070261013Abstract: A method of conveying the designer's intended electrical characteristics for a semiconductor design is provided by forming tolerance bands for a design layer of interest that take into consideration constraints from design layers that interact with and influence the features on the design layer of interest. The method determines regions, i.e. tolerance bands, within which the printed edges of features of the layer of interest will print within a predetermined criterion, and satisfy a variety of constraints, including, but not limited to, electrical, overlay and manufacturability constraints arising from the influence of features on other layers. The method may be implemented in a computer program product for execution on a computer system. The resulting tolerance bands can be used to efficiently convey the designer's intent to a lithographer, an OPC engineer or a mask manufacturer or tool.Type: ApplicationFiled: July 16, 2007Publication date: November 8, 2007Applicant: INTERNATIONAL BUSINESS MACHINES CORPORATIONInventors: Scott Mansfield, Lars Liebmann, Azalia Krasnoperova, Ioana Graur

Publication number: 20060271905Abstract: A method, program product and system is disclosed for performing optical proximity correction (OPC) wherein mask shapes are fragmented based on the effective image processing influence of neighboring shapes on the shape to be fragmented. Neighboring shapes are smoothed prior to determining their influence on the fragmentation of the shape of interest, where the amount of smoothing of a neighboring shape increases as the influence of the neighboring shape on the image process of the shape of interest decreases. A preferred embodiment includes the use of multiple regions of interactions (ROls) around the shape of interest, and assigning a smoothing parameter to a given ROI that increases as the influence of shapes in that ROI decreases with respect to the shape to be fragmented. The invention provides for accurate OPC that is also efficient.Type: ApplicationFiled: May 26, 2005Publication date: November 30, 2006Applicant: International Business Machines CorporationInventors: Maharaj Mukherjee, Scott Mansfield, Alan Rosenbluth, Kafai Lai

Publication number: 20060101370Abstract: A method for performing model based optical proximity correction (MBOPC) and a system for performing MBOPC is described, wherein the process model is decomposed into a constant process model term and a pattern dependent portion. The desired wafer target is modified by the constant process model term to form a simulation target that is used as the new target within the MBOPC process. The pattern dependent portion of the model is used as the process model in the MBOPC algorithm. This results final mask designs that result in improved across-chip line width variations, and a more robust MBOPC process.Type: ApplicationFiled: November 5, 2004Publication date: May 11, 2006Applicant: INTERNATIONAL BUSINESS MACHINES CORPORATIONInventors: Yuping Cui, Scott Mansfield

Publication number: 20050202326Abstract: A method of creating a photomask layout for projecting an image of an integrated circuit design comprises creating a layout of spaced integrated circuit shapes to be projected via the photomask, determining bisectors between adjacent ones of the spaced integrated circuit shapes, and creating sub-resolution assist features along at least some of the bisectors between the adjacent ones of the spaced integrated circuit shapes. The bisectors may be determined by creating Voronoi cells around the spaced integrated circuit shapes. Preferably, the adjacent ones of the spaced integrated circuit shapes are parallel to each other and the sub-resolution assist features along the bisectors are parallel to the spaced integrated circuit shapes.Type: ApplicationFiled: March 9, 2004Publication date: September 15, 2005Applicant: INTERNATIONAL BUSINESS MACHINES CORPORATIONInventors: Ronald Gordon, Alexey Lvov, Scott Mansfield, Maharaj Mukerjee, Evanthia Papadopoulou

Publication number: 20050153212Abstract: A method is disclosed for providing associated shapes of an optical lithography mask in relation to predetermined main shapes of the mask. The method includes generating simplified layout patterns from the predetermined main shapes of the mask. Such layout patterns are generated by eliminating detail of the main shapes which leads to unmanufacturable associated shapes while preserving geometrically relevant shape information. The associated shapes are then generated relative to the simplified mask patterns.Type: ApplicationFiled: January 12, 2004Publication date: July 14, 2005Applicant: International Business Machines CorporationInventors: Mark Lavin, Lars Liebmann, Scott Mansfield, Maharaj Mukherjee, Zengqin Zhao
