  • Publication number: 20240120404
Abstract: This normally-off mode polarization super junction GaN-based field effect transistor has an undoped GaN layer 11, an AlxGa1-xN layer 12 (0<x<1), an island-like undoped GaN layer 13, a p-type GaN layer 14, a p-type InyGa1-yN layer 15 (0<y<1), a gate electrode 16 on the p-type InyGa1-yN layer 15 and a source electrode 17 and a drain electrode 17 on the AlxGa1-xN layer 12. When the polarization charge amount of the hetero-interface between the AlxGa1-xN layer 12 and the undoped GaN layer 11 and the hetero-interface between the AlxGa1-xN layer 12 and the undoped GaN layer 13 is denoted as NPZ and the thickness of the AlxGa1-xN layer 12 is denoted as d, NPZ d?2.64×1014 [cm?2 nm] is satisfied.

  • Patent number: 6197414
Abstract: The invention provides a fiberboard, as well as its manufacturing method, which comprises lignocellulose long fibers with a fiber length 50 mm or more and resin. The fiberboard of the invention has high mechanical strength and superior dimensional stability. Since lignocellulose-base materials of long fibers are utilized, the fiberboard can save the consumption of precious wood resources.

  • Patent number: 6084441
Abstract: A data processing apparatus functions as a timer or counter by counting clock pulses of a system clock signal to generate a timing signal. The system clock signal is generated as one of either a first or a second basic clock signal generated by two respective oscillators. Even if the second basic clock signal which has a lower frequency fluctuates, the data processing apparatus can accurately generate a pulse signal having a desired period. When the first basic clock signal is selected as the system clock signal, the second basic clock signal is measured with the system clock signal. When the second basic clock signal is selected as the system clock signal, a numerical value up to which the clock pulses of the system clock signal are counted is corrected on the basis of the measured second basic clock signal.

  • Patent number: 5532633
Abstract: A first basic clock supplied from outside is delayed by a first delay circuit to generate a second basic clock which is fed to a frequency divider to generate a group of multi-phase clocks, each of which has a clock width equal to an integer number multiple of the clock width of the second basic clock and has a phase delay sequentially by a value equal to an integer number multiple of the clock period of the second basic clock, wherein the (n-1)th multi-phase clock and a nth multi-phase clock neighboring to each other in the phase sequence, and the first basic clock, are fed to a delay generating circuit as inputs, which comprises a second delay circuit for delaying the (n-1)th clock in the phase sequence, and a circuit arrangement for generating an output clock phase having a delay time relative to the nth clock, being equal to an smaller value of one half clock width of the first basic clock minus a delay time of the first delay circuit and a delay time of the second delay circuit.

  • Patent number: 5310784
Abstract: An electromagnetic wave shielding material comprises a composite carbon-resin compound obtained by reacting to proceed polymerization of a resin forming material with carbon powder intermixed therewith. The resulting compound has carbon powder substantially uniformly dispersed in the resin and exhibit superior electromagnetic wave shielding effect, in addition to good fire resistance. The resin may be phenol, melamine, furan or the like, and the carbon powder is preferred to be incorporated at a content of not less than 40% of the total weight.
