  • Patent number: 11914284
Abstract: A reflective mask blank includes a substrate; a multilayer reflective film that reflects EUV light; a protection film that protects the multilayer reflective film; and a phase shift film that shifts a phase of the EUV light, the substrate, the multilayer reflective film, the protection film, and the phase shift film being arranged in this order. The phase shift film contains at least one first element X1 selected from the first group consisting of ruthenium (Ru), iridium (Ir), platinum (Pt), palladium (Pd), and gold (Au), and at least one second element X2 selected from the second group consisting of oxygen (O), boron (B), carbon (C), and nitrogen (N). In the phase shift film, a chemical shift of a peak of 3d5/2 or a peak of 4f7/2 of the first element X1 observed by X-ray electron spectroscopy is less than 0.3 eV.

  • Publication number: 20230294676
Abstract: At least one processor executes a first preliminary operation control process of notifying that an object is present when an indicator value is less than a second threshold and there is a travel path along which the vehicle is able to travel on one of left and right sides of the object and executes a second preliminary operation control process of notifying a driver when the indicator value is less than a third threshold and there is no travel path on both left and right sides of the object. The second preliminary operation or the first preliminary operation is executed when the indicator value is less than the third threshold, there is a travel path along which the vehicle is able to travel, and it is estimated that there is an interfering object in the travel path on the assumption that the vehicle has approached the object.

  • Publication number: 20230294677
Abstract: A driving assistance device mounted in a vehicle operates together with an automated driving control device for automatically controlling steering, acceleration, and deceleration of the vehicle in either of a first state in which a driver is not gripping a steering operation element and a second state in which the driver is gripping the steering operation element, the driving assistance device including a storage medium storing computer-readable instructions and at least one processor connected to the storage medium. The at least one processor makes an operation start condition of a second preliminary operation strict when the automated driving control device is operating in the first state as compared with when the automated driving control device is not operating.

  • Publication number: 20230194083
Abstract: A waste processing system includes a pyrolysis apparatus that pyrolyzes a combustible waste, a melt-and-mold apparatus that generates an ingot of resin and combustible gas from a synthetic-resin waste, and an oil extraction apparatus that generates combustible oil and combustible gas from the ingot of resin. The melt-and-mold apparatus has a melter that melts the synthetic-resin waste using heat produced by the pyrolysis apparatus, the oil extraction apparatus has a pyrolyzer that pyrolyzes the ingot of resin using the heat produced by the pyrolysis apparatus, and at least one of the combustible gas generated at the melt-and-mold apparatus and the combustible gas generated at the oil extraction apparatus is supplied to the pyrolysis apparatus.

  • Patent number: 9809222
Abstract: A braking force control apparatus in a motorcycle, includes a controller which controls a transmission to reduces driving force of an engine by a predetermined speed reduction ratio and transmits the driving force to a drive wheel of a vehicle, a clutch between the engine and the transmission, and brake devices which generate braking force on the wheels. The vehicle is switchable between a normal and a slow speed driving modes. In the slow speed mode the controller detects an inclination pitching angle ?, and causes the brake devices to generate braking force on at least one of the drive wheels when ??a predetermined value, then starts switching the clutch to a connected state when a driving operation is input, and gradually releases the braking force once driving force starts to be transmitted to the drive wheel.
