    Abstract: An automated method for managing, delivering and tracking dynamic content. The method includes processing customer data related to one or more customers, managing and selecting textual and graphical dynamic content to specify delivery to targeted subsets of customers as a function of business rules, and delivering that content to targeted subsets of customers via one or more appropriate customer touchpoints. A portion or location within the customer touchpoint is identified as a dynamic destination area for receipt of the selected content, which then contains that content qualified for delivery to the targeted subset of customers via the customer touchpoint dynamic destination area through execution of targeting business rules. The qualification, delivery and responses to the delivered content are tracked for each customer, across each touchpoint, and targeting rules are refined and updated to encompass past qualification, delivery, and responses.

    Abstract: A two-step semiconductor electroplating process deposits copper onto wafers coated with a semi-noble metal in manner that is uniform across the wafer and free of voids after a post electrofill anneal. A seed-layer plating bath nucleates copper uniformly and conformably at a high density in a very thin film using a unique pulsed waveform. The wafer is then annealed before a second bath fills the features. The seed-layer anneal improves adhesion and stability of the semi-noble to copper interface, and the resulting copper interconnect stays void-free after a post electrofill anneal.

The method comprises: providing a reinforced solder preform including a solder preform and a backing layer attached to a backside of the solder preform; placing the reinforced solder preform on a surface of a first microelectronic component adapted to be soldered; attaching the solder preform to the surface of the first microelectronic component after placing the reinforced solder preform; removing the backing layer from the solder preform after placing the reinforced solder preform; placing a second microelectronic component to be soldered onto the solder preform after removing the backing layer; and soldering the second microelectronic component to the first microelectronic component to form the package.

    Abstract: Apparatus and methods are provided for thermally coupling a heat dissipation device to a microelectronic device. A reflowable thermal interface material is applied between the back side of a microelectronic die and a heat dissipation device. Heat and pressure is conducted through the heat dissipation device to the interface material and producing thereby liquefaction followed by solidification of the interface material, the solidification occurring progressively from the center to the peripheral edge. A thermal compression bonding apparatus is provided comprising a bonding head adapted to apply heat and pressure to the heat dissipation device whereby providing the desired thermal profile to effect solidification of the interface material from the center outward.
