In one embodiment, a mass flow control apparatus comprises a flow modulating valve configured to modulate gas flow in a gas flow channel, a sensor device, such as a micro-electromechanical (MEMS) device, configured to generate a signal responsive to a condition of the gas flow, and a processing device operatively coupled to the flow modulating valve and the sensor device to control the flow modulating valve based on a signal received from the sensor device.

Abstract: In some aspects, an inter-building substrate carrier transport system is provided that includes (1) a housing that extends outside of and between a first building and a second building; (2) a conveyor positioned within the housing and adapted to (a) receive a substrate carrier at the first building; and (b) transport the substrate carrier to the second building within the housing; and (3) an environmental control system adapted to at least one of monitor and control an environment within the housing so as to protect the substrate carrier from an environment outside of the housing. Abstract: A band to band transfer module according to the present invention may be used with a substrate carrier transport system, or other systems, to transfer substrate carriers (e.g., small lot substrate carriers) from one conveyor to another conveyor or between two points on the same conveyor. Abstract: Systems, methods and apparatus are provided for a conveyor-to-conveyor transfer station that includes a track having a drive mechanism, a control system coupled to the drive mechanism, and a plurality of transport lift assemblies. Each of the transport lift assemblies are adapted to be individually controlled, travel on the track, remove at least one carrier from a first conveyor, and mount the carrier onto a second conveyor.

Abstract: Systems, methods and apparatus are provided for a transport lift assembly that includes a chassis, at least one set of wheels mounted on the chassis, a lift assembly mounted on the chassis, a controller adapted to control the lift assembly, and a motor magnet array mounted on the chassis. The transport lift assembly is adapted to be driven in response to application of an external magnetic field and to load and unload substrate carriers from moving conveyors.
