Patent number: 11731231Abstract: A chemical-mechanical polishing system includes a rotatable head for mounting a wafer thereto, a polishing pad mounted to a rotatable platen, and a fluid dispenser for dispensing a fluid onto a surface of the polishing pad. The polishing pad includes an array of piezoelectric actuators. The chemical-mechanical polishing system includes a controller operably coupled to each piezoelectric actuator. The controller measures voltages output by the piezoelectric actuators of the array, determines, qualitatively, a topography of the wafer surface based on the measured voltages, and adjusts an aggressiveness of at least one portion of the polishing pad based on the determined topography. The controller adjusts the aggressiveness by inducing the piezoelectric effect or reverse piezoelectric effect in one or more piezoelectric actuators to adjust a surface topography of the polishing pad.Type: GrantFiled: January 28, 2019Date of Patent: August 22, 2023Assignee: Micron Technology, Inc.Inventors: Swetha Barkam, Khiam-How Low, James A. Publication number: 20230165797Abstract: Cerium oxide nanoparticles (CNPs) have been proven to exhibit antioxidant properties attributed to its surface oxidation states (Ce4+ to Ce3+ and vice versa) mediated at the oxygen vacancies on the surface of CNPs. Different anions in precursor cerium salts were used to prepare CNPs resulting in disclosed CNPs with varying physicochemical properties such as dispersion stability, hydrodynamic size, and the signature surface chemistry. The antioxidant catalytic activity and oxidation potentials of different CNPs have been significantly altered with the change of anions in the precursor salts. For one, CNPs prepared using precursor salts containing NO3? and Cl? ions exhibited increased antioxidant activity than previously thought possible. The change in oxidation potentials of CNPs with the change in concentration of the nitrate and chloride ions indicates the disclosed CNP's have different surface chemistry and antioxidant properties. These compositions and methods of their synthesis are disclosed.Type: ApplicationFiled: December 5, 2022Publication date: June 1, 2023Inventors: Sudipta SEAL, Swetha BARKAM, Amitava ADHIKARY
