  • Publication number: 20100109016
Abstract: Provided is a power semiconductor module in which two components are bonded by a Bi based solder material. A Cu layer is provided on the surfaces thereof to be bonded by the Bi based solder material on the two-component. Two components, i.e., the components to be bonded, are a combination of a semiconductor element and an insulating part, or a combination of an insulating part and a radiator plate. The insulating part is composed of a Cu/SiNx/Cu laminated body.

  • Publication number: 20100102431
Abstract: According to the present invention, a power module in which the thermal stress between a semiconductor chip and a substrate is relaxed by liquefaction of a solder layer, by which the semiconductor chip is positioned on the substrate, such that generation of cracks between the semiconductor chip and the substrate can be prevented and bonding strength is ensured is provided. Further, the following is provided: a power module 1 comprises a semiconductor chip 2 and a substrate 3 on which the semiconductor chip 2 is positioned The power module further comprises a solder layer 4 provided between the semiconductor chip 2 and the substrate 3, the solder layer 4 liquefying due to heat generated by the semiconductor chip 2 and a resin material 5 that connects the semiconductor chip 2 and the substrate 3, the resin material 5 deforming to follow the thermal expansion difference between the semiconductor chip 2 and the substrate 3 that is generated upon the heat generation.

  • Patent number: 7448348
Abstract: The present invention relates to a system that is capable of freely selecting one or two or more types of fuel and supplying the selected types of fuel to an internal combustion engine. Disclosed is a hydrogen-fueled internal combustion engine that operates upon receipt of one or more types of fuel that are selected from hydrogenated fuel and a dehydrogenated product and hydrogen, which are obtained by dehydrogenating the hydrogenated fuel. The hydrogen-fueled internal combustion engine comprises: a hydrogenated fuel storage section; reaction means for invoking a dehydrogenation reaction; separation means for separating hydrogen-rich gas and dehydrogenated product; and a dehydrogenated product storage section for storing the separated dehydrogenated product.

  • Publication number: 20070284731
Abstract: The mounting structure of a power device is simplified so as to reduce cost while achieving improvements in heat dissipation and reliability. A power module 100 is comprised of a metal wiring board 13, a power device 11 disposed on an upper surface of the metal wiring board 13 via a solder layer 12, a metal heat dissipating plate 15 disposed on a lower surface of the metal wiring board 13, and a heat sink 19 disposed on a lower surface of the metal heat dissipating plate 15. A resin-based insulating layer 14 is disposed between any desired two of the aforementioned layers.

  • Patent number: 6729954
Abstract: A character group battle method which can express uneven distribution of attack power, defense strength or the like that is unevenly distributed in a group comprising a plurality of characters is provided. Within a predetermined time period, the position of each character in a 3-dimensional virtual space is calculated, the character number of other friend characters existing in a predetermined region about the character is calculated (S304), an attack value and a defense value expressing the attack power and the defense strength of the character are calculated on the basis of the character number (S310, S312), and a color correction value is calculated for changing color tone of the character according to the attack value (defense value) (S314).
