  • Patent number: 6110834
Abstract: Reaction products due to etching of a semiconductor sample by using a reactive gas are removed by using a liquid chemical that contains sulfuric acid and hydrofluoric acid at a volume mixing ratio of (5 to 7):(1/400 to 1/1000) and is kept at 25.degree.-70.degree. C. Reaction products and a resist mask are removed simultaneously by using a liquid chemical that contains sulfuric acid, a hydrogen peroxide solution, and hydrofluoric acid at a volume mixing ratio of (5 to 7):1:(1/400 to 1/1000) and is kept at 70.degree.-100.degree. • Patent number: 6101737
Abstract: A drying apparatus and method of drying is provided for drying a semiconductor member mounted in a carrier that is placed in a processing tank through contact with isopropyl alcohol. An isopropyl alcohol liquid is vaporized in a bottom portion of the processing tank, and the resulting vapor is condensed in its top portion. A heater is disposed so as to heat the inside of the processing tank to keep the inside at a predetermined temperature range in a middle-layer portion, i.e., a drying portion, of the processing tank. The heater is covered with a heat insulating member.

  • Patent number: 5683178
Abstract: Agitator blades formed by connecting a plurality of frame members are provided in a cylindrical or conical container to realize the agitator blade structure without rotary shaft. Therefore, less liquids being treated adhere onto the rotary shaft or the agitator blades and less residue of the liquids is formed, making it possible to obtain a final high viscosity polymer using the same agitator vessel preventing the quality from being deteriorated.

  • Patent number: 4801433
Abstract: An apparatus for reaction according to the present invention includes a horizontal-type reactor having first and second portions and a liquid circulator for circulatorily feeding a liquid from the first portion of the reactor, through the second portion of the reactor which is spaced apart from the first portion of the reactor in the direction of axis of the reactor. The reactor includes stirring blades on a stirring shaft whereby the liquid can be stirred in the rotational directions of the stirring blades of the horizontal-type reactor, while it is stirred in the axial direction thereof by the liquid circulator, thereby enabling the liquid to be stirred uniformly throughout the interior of the reacting apparatus without damaging surface renewal effects on a vapor-liquid interface.

  • Patent number: 4776703
Abstract: The present invention comprises a pair of agitator blades which have a plurality of annular members connected to each other and which are provided in parallel in a cylindrical vessel body, the agitator blades being held so that the edges of one of the agitator blades enter the rotational region of the other agitator blade and pass therethrough. Consequently, the invention prevents liquid to be treated from adhering to and rotating together with rotational shafts and the agitator blades and deterioration in product quality due to scaling so as to enable the continuous treatment of a highly viscous material.
