The single proof mass is connected to opposing electromechanical resonators in a monolithic microstructure made from single crystal silicon. This unique design offers improvements in measurement performance and reductions in fabrication complexity that are beyond the state the art of earlier micromachined inertial sensors.

    Abstract: An inertial guidance accelerometer is formed as an integrated, monolithic, structure. Silicon micro-machining techniques are used to combine mechanical and electrical components of the device in a single crystal silicon wafer. The proof mass, flexible hinge, and resonator are formed by etching portions of a substrate, while the electrical circuits are monolithically integrated into the substrate using standard circuit integration techniques. The accelerometer includes a feedback control circuit for the resonator, as well as a digital-to-analog converter, for providing digital output signals indicative of the acceleration force applied to the device.

    Abstract: A cooled mirror with a compensating backplate which has an integral heat exchanger on the substrate. The substrate has a faceplate with an integral heat exchanger which is in the optical path of the incoming radiation and which is in same size and made of the same material as the backplate. The frontplate and backplate are symmetrically located on opposite sides of the substrate. Cooling fluid at the same pressure flows at the same rate through both the frontplate and the backplate. The optical surface, such as a mirror, can be located on the frontplate or both the frontplate and the backplate.
