    Abstract: To analyze an electronic component, this component is exposed to a focused laser beam. The information provided by the laser mapping relating to the position and to the depth of the sensitivity zones of the component is used as input parameter in prediction codes for quantifying the sensitivity of the mapped component to ionizing particles in the natural radioactive environment. The prediction codes are used to determine the occurrence of malfunctions in the electronic component. Determination of the risks associated with the radiative environment imposes two aspects: one, probabilistic, takes into account the particle/matter interaction and the other, electrical, takes into account the charge collection inside the electronic component.

    Abstract: A control and protection system has a DC terminal (DCT), for connection to a DC bus (DCB), a load terminal (LT) for connection to a LOAD, a ground terminal (GT) for connection to an external ground bus (EGB), and an INPUT terminal for receiving ON/OFF commands. An internal ground bus (IGB) of the system is normally coupled to the EGB via the GT. But if a ground fault disconnects the GT from the EGB, the system automatically couples the IGB to the LT, thereby providing a synthetic ground that facilitates continued operation of the system and any peripheral circuits coupled between the DCB and the GT. Any peripheral circuit current passing through the system to the EGB is prevented from causing improper operation of the LOAD by automatically adjusting a series impedance that it passes through between the GT and the LT before reaching the LOAD and EGB.

    Abstract: A p-channel LDMOS device with a controlled n-type buried layer (NBL) is disclosed. A Shallow Trench Isolation (STI) oxidation is defined, partially or totally covering the drift region length. The NBL layer, which can be defined with the p-well mask, connects to the n-well diffusion, thus providing an evacuation path for electrons generated by impact ionization. High immunity to the Kirk effect is also achieved, resulting in a significantly improved safe-operating-area (SOA). The addition of the NBL deep inside the drift region supports a space-charge depletion region which increases the RESURF effectiveness, thus improving BV. An optimum NBL implanted dose can be set to ensure fully compensated charge balance among n and p doping in the drift region (charge balance conditions). The p-well implanted dose can be further increased to maintain a charge balance, which leads to an Rdson reduction.
