    Abstract: In a first embodiment, a baseball style cap is provided having a bill that includes indentations or cut-out sections on either side thereof, where the indentions are located adjacent a wearer's forehead. The indentation portions are positioned to allow the baseball cap to be pulled down low over a wearer's face while the wearer is also wearing eyewear, allowing the upper corners of the eyewear to be positioned within the indentations, so that the bill of the cap will not contact and provide downward pressure on the eyewear when the cap is pulled down low on a wearer's head. Additionally, the indentations on the bill allow the wearer to enjoy a greater field of peripheral vision, while still providing protection and shade from the sun.

    Abstract: In a transistor in which the majority carriers are holes, at least one narrow bandgap region or layer is doped p-type or contains an excess of holes and is subject to compressive mechanical strain, whereby hole mobility may be significantly increased. In a p-channel quantum well FET, the quantum well InSb well p-type layer 5 (modulation or directly doped) lies between In1-xAlxSb layers 4, 6 where x is of a value sufficient to induce strain in layer 5 to an extent that light and heavy holes are separated by much more than kT. Transistors falling within the invention, including bipolar pnp devices, may be used with their more conventional electron majority carriers counterparts in complementary logic circuitry.

When an emergency condition is detected, such as the seat belt warning, a door that is ajar, various engine conditions, or erratic driving activity, a haptic controller (50) rapidly vibrates the steering wheel (14) through the telescoping and tilt adjusting motors (32, 40) as a means of alerting the driver (16) to the emergency condition.

An on-board processor accepts signals from the electrical devices, which may include motor actuators for steering column adjustments and/or pedal position adjustments. The on-board processor connects to a vehicle communications bus to communicate data received from the electrical devices to various systems throughout the vehicle. The on-board processor also receives data from the various systems. The steering column assembly also includes a display connected to the on-board processor. The display and on-board processor moves with the steering column as it is adjusted for telescope and/or tilt position. The operator receives information about the operation of the vehicle from the display.

    Abstract: In a field effect transistor having a quantum well is provided by a primary conduction channel, at least one secondary conduction channel immediately adjacent and in contact with the primary channel has an effect bandgap greater than the effective bandgap of the primary channel, and the modulus of the difference between the impact ionisation threshold IIT of the primary channel and the effective conduction band offset (the height of the step) between the primary and secondary channels being no more than 0.5 Eg (effective), or (alternatively) no more than 0.4 eV. Higher energy carriers which might otherwise cause impact ionisation leading to runaway are thus diverted into the secondary channel allowing the device to run faster at increased voltages and/or to exhibit much greater resistance to runaway. The primary channel is prefereably of low bandgap material, for example InSb, InAs, InAs1-y, In1-xGaxAs.

    Abstract: A bipolar transistor with vertical geometry comprises a base region (1) provided with a base contact (21), emitter and collector regions (2,3) arranged to extract minority carriers from the base region, and an excluding structure for counteracting entry of minority carriers into the base region via the base contact, wherein the base region has a bandgap of greater than 0.5 eV and a doping level greater than 1017 cm?3. As shown the base includes an excluding heterojunction (4) preventing entry of carriers from the base contact (21), but alternatively the base region could comprise a “high-low” doping homojunction. The construction shows improved resistance to thermal runaway even in multi-finger transistors. It is particularly useful for high power, high frequency transistors, e.g. base on gallium indium arsenide. The collector region preferably has a heterostructure.

    Abstract: A current limit circuit for preventing voltage overshoot in a driver circuit. A diode is coupled to the output terminal of the driver circuit. The diode's junction capacitance is utilized to reduce a current limit threshold in order to control the rate of change of the output voltage at the output terminal. A bias control circuit regulates a pass transistor to prevent load current provided by the driver circuit from exceeding the current limit threshold. The cathode of the diode is coupled to the output terminal so that the voltage at the cathode of the diode is responsive to the output voltage of the driver terminal. The base of a transistor is coupled to the anode of the diode so that the transistor conducts current at its collector when there is a sufficiently large rate of change in the output voltage. The collector current of the transistor reduces a reference current applied to a current mirror.
