  • Patent number: 11972947
Abstract: A semiconductor laminate film includes a silicon substrate and a semiconductor layer formed on the silicon substrate and containing silicon and germanium. The semiconductor layer having a surface roughness Rms of 1 nm or less. Further, the semiconductor layer satisfies the following relationship t?0.881×x?4.79 where t represents a thickness (nm) of the semiconductor layer, and x represents a ratio of the number of germanium atoms to a sum of the number of silicon atoms and the number of germanium atoms in the semiconductor layer. Also, the semiconductor layer being a mixed crystal semiconductor layer containing silicon and germanium.

  • Patent number: 7947229
Abstract: When fly ash is added to a cement kiln to materialize it after being desalinated by washing, scale is prevented from growing in a dissolution reaction apparatus depositing calcium-containing compounds dissolved in slurry, and the fly ash is effectively used as a cement material. A dissolution reaction apparatus according to the invention comprises: a dissolution tub 3 for dissolving powder material, a wet dust collector 5 for collecting powder material and mist while reacting slurry S in the dissolution tub 3 with gas G and returning the collected powder material and mist to the dissolution tub 3. A second wet dust collector 7 can be provided for collecting powder material and the like accompanying to the gas G discharged from the wet dust collector 5, and both the wet dust collectors 5, 7 can be vertical type and mounted independently with each other on the dissolution tub 3.

  • Patent number: 5868540
Abstract: A vehicle storage apparatus including a plurality of storage frames. The apparatus is provided with a passage, which is located at the middle section of the frames, along the length of the apparatus. Storage compartments are provided at the left and right sides of the passage. Each compartment is provided with a transfer tray. An orienting tray is provided in a compartment of one of the frames. The orienting tray is moved between its associated compartment and a carriage. The transfer tray is also moved laterally between the compartments and the carriage. When a vehicle is stored in or retrieved from a designated compartment, the carriage is moved carrying the transfer tray. The orienting tray is accommodated in its associated compartment in this state.
