    Abstract: A passivated semiconductor device structure includes a III-nitride structure and a passivation layer. The III-nitride structure includes a high electron mobility transistor (HEMT). The passivation layer includes a dielectric, which is formed over the structure to provide passivation and forms an interface with the structure. The interface provides a transition between the structure and the dielectric having a thickness of at least two atomic layers. The interface also has a characteristic density of interface states less than a reference density of interface states that corresponds to a thickness of at most one atomic layer. The transition, which constitutes a rough interface, allows a relatively low density of interface states, and thus improves high-frequency performance of the device structure.

    Abstract: A high temperature heater lamp including a ceramic envelope is disclosed. The ceramic envelope is substantially infrared transparent and is composed of a refractory ceramic. The heater lamp also includes two lead wires communicatively coupled via a filament. The filament is enclosed within the ceramic envelope, which is evacuated. The heater lamp may include at least two metallic IR shields within the ceramic envelope, at least one located on either side of the filament. The filament may be tungsten, a carbon filament, or molybdenum. At least one end of the ceramic envelope may be sealed with a metal cap affixed to the ceramic envelope by a high vacuum sealant. The heater lamp may be configured to operate at above 1500° C. The ceramic envelope may have a wall thickness less than 1 mm thick.

    Abstract: A wireless power receiver has over-voltage protection (OVP) circuitry that performs different techniques for different over-voltage conditions. The OVP circuitry includes controllable resistive clamp circuitry (a resistor in series with a resistor control switch) and controllable capacitive clamp circuitry (a capacitor in series with a capacitor control switch). Based on an output-based feedback signal and a reference signal, comparison circuitry generates comparison signals, based on which a controller selectively enables (i) the resistive clamp circuitry intermittently for a relatively low over-voltage condition and continuously for a higher over-voltage condition and (ii) the capacitive clamp circuit to detune the receiver, both in order to decrease the rectified output voltage.
