  • Publication number: 20190115418
Abstract: A semiconductor structure that includes a resistor that is located within an interconnect dielectric material layer of an interconnect level is provided. The resistor includes a diffusion barrier material that is present at a bottom of a feature that is located in the interconnect dielectric material layer. In some embodiments, the resistor has a topmost surface that is located entirely beneath a topmost surface of the interconnect dielectric material layer. In such an embodiment, the resistor is provided by removing sidewall portions of a diffusion barrier liner that surrounds a metal-containing structure. The removal of the sidewall portions of the diffusion barrier liner reduces the parasitic noise that is contributed to the sidewall portions of a resistor that includes such a diffusion barrier liner. Improved precision can also be obtained since sidewall portions may have a high thickness variation which may adversely affect the resistor's precision.

  • Publication number: 20190115256
Abstract: A method includes forming an ILD to cover a gate stack of a transistor. The ILD and the gate stack are parts of a wafer. The ILD is etched to form a contact opening, and a source/drain region of the transistor or a gate electrode in the gate stack is exposed through the contact opening. A conductive capping layer is formed to extend into the contact opening. A metal-containing material is plated on the conductive capping layer in a plating solution using electrochemical plating. The metal-containing material has a portion filling the contact opening. The plating solution has a sulfur content lower than about 100 ppm. A planarization is performed on the wafer to remove excess portions of the metal-containing material. A remaining portion of the metal-containing material and a remaining portion of the conductive capping layer in combination form a contact plug.

  • Publication number: 20190115970
Abstract: This disclosure provides systems, methods, and apparatuses, including computer programs encoded on computer storage media, for managing high volumes of space-time-streams in Wi-Fi systems. An access point (AP) may transmit packets including long training field (LTF) sections using a number of space-time-streams greater than eight. Mobile stations (STAs) in the system may or may not be capable of processing this number of streams. The AP may modulate an LTF section using a matrix with dimensions smaller than the number of streams by using tone-interleaving or by performing modulation with separate matrices in time and frequency. In some other implementations, the AP may split the antennas for transmission into groups, each group transmitting either different packets in a subset of streams or a same packet in a subset of tones. In further implementations, the AP may combine multiple space-time-streams into a super stream that supports reception at different types of STAs.
