    Abstract: A semiconductor laser device includes unit semiconductor lasers having facets and having side surfaces, active layers disposed in the respective unit semiconductor lasers so that the ends of the active layers are exposed to the facets of the respective unit semiconductor lasers and having centers at the facets. Two adjacent columns respectively include unit semiconductor lasers in the same number which are laminated so that light is emitted from each of the unit semiconductor lasers in the same direction. The active layer in the facet of each unit semiconductor laser is located at a position closer to the adjacent column than the center of the facet of the unit semiconductor laser. Therefore, as compared with the prior art array type semiconductor laser device in which the central point of the active layer is located at the center of the facet, i.e., at the center between the side surfaces of the unit semiconductor laser, a region where the active layers are distributed, i.e.

    Abstract: A light modulator module includes a submount; a semiconductor laser and a semiconductor light modulator having a signal input terminal integrated on the submount, the semiconductor laser outputting laser light and the semiconductor light modulator modulating the laser light in response to a high-frequency signal input to the signal input terminal; a strip line for transmitting the high-frequency signal, the strip line having first and second terminals, the second terminal receiving the high-frequency signal; a terminating resistor terminating the strip line and having opposed first and second ends with the second end being grounded; a first wire connecting the signal input terminal of the semiconductor light modulator to the first terminal of the strip line; and a second wire connecting the first end of the terminating resistor to the signal input terminal of the semiconductor light modulator.

    Abstract: In an optical modulator including a laser light source emitting laser light and a modulator, a modulation signal source for applying a modulation signal to the modulator, a signal processor for producing and outputting a signal in response to a change in the modulation signal, and a driving current source for generating a driving current applied to the laser light. Wavelength chirping modulation reverse to the wavelength chirping occurring in the modulator is produced in the light emitted from the laser by modulation of the driving current whereby wavelength chirping produced by the modulator is at least partially cancelled and wavelength chirping of the light output from the modulator is reduced.
