An exemplary TFET includes a gate stack disposed over a semiconductor layer, a source disposed in the semiconductor layer, and a drain disposed in the semiconductor layer. The gate stack includes a gate electrode disposed over a gate dielectric. The gate stack is disposed between the source and the drain. The source has a first conductivity type, and the drain has a second conductivity type different than the first conductivity type. The gate stack is asymmetric. For example, the gate stack has an asymmetric gate dielectric, an asymmetric gate electrode, asymmetric gate footing, asymmetric sidewalls, or combinations thereof. In some embodiments, the source and the drain have asymmetric profiles.
