Abstract: An integrated circuit die includes a FinFET transistor. The FinFET transistor includes an anti-punch through region below a channel region. Undesirable dopants are removed from the anti-punch through region during formation of the source and drain regions. When source and drain recesses are formed, a layer of dielectric material is deposited in the recesses. An annealing process is then performed. Undesirable dopants diffuse from the anti-punch through region into the layer of dielectric material during the annealing process. The layer of dielectric material is then removed. The source and drain regions are then formed by depositing semiconductor material in the recesses.

Abstract: Access control device includes a first electronic device and a second electronic device. The first electronic device includes a storing module and a processing module. The storing module stores an information about the visitor, and the processing module processes the information to generate an identification figure. The second electronic device includes an executing module, and the executing module determines an access permission about the visitor for entering into a restricted zone, according to the identification figure. The disclosure further provides an access control method.

A first rotating rod is positioned on the sides of the audio module. An elastic member is mounted on and a plurality of first teeth protrude from one side of the first rotating rod. A gear is pivotally mounted in the enclosure base. A plurality of second teeth protrude from the gear corresponding to the plurality of first teeth. The elastic member is elastically deformed in its original state, and the audio module is received in the enclosure base. When the enclosure cover is rotated away from the enclosure base, the elastic member rotates the first rotating rod, the first rotating rod rotates the gear, and the audio module extends to outside of the enclosure base.
