  • Patent number: 5739575
Abstract: Element isolation technique for LSIs having a fine pattern of sub-micron class or finer. A high strained region doped with impurities at a high concentration is formed under, and remote from, a buried insulating material (dielectrics) layer for element isolation. With this buried dielectrics element isolation (BDEI) structure, since the high strained layer exists just under the buried dielectrics layer, crystal defects generated near the buried dielectrics layer due to strain caused by a difference of thermal expansion coefficient between a semiconductor layer and the buried dielectrics layer, are moved toward the high strained layer. Accordingly, the crystal defects do not reach an active region where active elements are formed, so that leakage current in the p-n junction formed in the active layer can be advantageously reduced.

  • Patent number: 5675176
Abstract: A semiconductor device has a semiconductor substrate having a groove, and a semiconductor element formed in a surface region of the semiconductor substrate. A substance having a thermal expansion coefficient different from the semiconductor substrate is embedded in at least a portion of the groove, a crystal defect is generated from the region near the bottom of the groove in the semiconductor substrate, thereby alleviating stress and strain in other regions of the semiconductor substrate, such that such regions cannot generate crystal defects in a region necessary for a circuit operation of the semiconductor element of the surface region.

  • Patent number: 4697913
Abstract: A copying apparatus for synthesizing two images on one piece of copying paper. The apparatus includes a photosensitive body having a photosensitive surface, first and second light exposure assemblies disposed in spaced-apart relationship with respect to the path of rotation of the photosensitive surface and an image development assembly. In the first light exposure assembly, a first original positive image source controls light emitted from a first light source which light is transmitted to the photosensitive surface to create a first latent image of the information in the first original positive image source on a first portion of the photosensitive surface. No latent image is formed in the remainder or second portion of the photosensitive surface.

  • Patent number: 4586485
Abstract: An heating drum for use in a radiant heater having a burner for the combustion of fuel, which comprises an axially corrugated barrel made of steel material and forming therein a generally cylindrical inner chamber and a plurality of annular chambers communicated with the cylindrical inner chamber and alternating with concave exterior spaces over the length thereof. The cylindrical inner chamber is defined by furrow-defining walls while each of said annular chambers is defined by a ridge-defining wall and opposedly inclined first and second annular side walls on respective sides of the associated ridge-defining wall. The barrel has one end closed and the other end adapted to seat over the burner and also has first circumferential rows of combustion gas outlet perforations, the combustion gas outlet perforations of each row being defined in at least one of the first and second annular side walls for each annular chamber.

  • Patent number: 4516331
Abstract: The drying apparatus includes a drum rotatably arranged in an outer box with a certain distance spaced from the inner surface of the outer box and housing therein materials to be dried. An air supply device supplies heated air into the drum, and a moisture removing device cooles air discharged from the drum by means of air taken from outside of the outer box to remove moisture from air discharged. Air discharged from the drum is guided to the moisture removing device through a first path. A space defined by the inner surface of the outer box and the outer surface of the drum constitutes a second path through which air passed through the moisture removing device is guided to the air supply device.
