Patent number: 6684493Abstract: A support assembly for mounting a semiconductor device vertically relative to a carrier substrate is disclosed. The support assembly includes an interposer to which the semiconductor device is attached. The support assembly also includes traces carried on the interposer, which electronically connect the semiconductor device to contacts on the interposer. The contacts are disposed along a single edge of the interposer. The invention also includes an alignment device for releaseably mounting the support assembly. The alignment device, which mounts to a carrier substrate, includes one or more receptacles. As a support assembly is inserted into a receptacle, the alignment device establishes an electrical connection between the contacts and corresponding terminals on the carrier substrate. The assembly may also include a cover that attaches to the top of the alignment device and biases the interposer against the carrier substrate.Type: GrantFiled: March 13, 2002Date of Patent: February 3, 2004Assignee: Micron Technology, Inc.Inventors: Larry D. Patent number: 6684494Abstract: An electronic parts replacing apparatus comprises: a holder for holding a piece of electronic parts to be replaced; a head detachably provided to the holder; and a guide bar for guiding the head to move close to or away from a circuit board. After holding the piece of electronic parts to be replaced on the circuit board by the holder and then integrating the head to the holder, the piece of electronic parts to be replaced are removed by moving the holder to a direction away from the circuit board. After removing the piece of electronic parts to be replaced from the holder and then holding a new piece of replacing electronic parts, the piece of replacing electronic parts are mounted on the circuit board by moving the head close to the circuit board.Type: GrantFiled: September 28, 2001Date of Patent: February 3, 2004Assignee: Sony CorporationInventor: Takeshi Ambe

Patent number: 6684495Abstract: A method of making a circuit board (10) on which surface electronic components (15) are mounted during the method using a solder reflow process. The board comprises a circuit portion (12), a surrounding circumferential portion (13) and at least one elongated opening (14) formed in the surrounding circumferential portion substantially parallel to the direction that the board travels during the reflow direction (16), thereby preventing electronic component soldering failures that may occur as a result of the deflection of the circuit board during the reflow process.Type: GrantFiled: February 20, 2001Date of Patent: February 3, 2004Assignee: International Business Machines CorporationInventors: Yukiko Daido, Yoshihisa Hatta

Patent number: 6684496Abstract: A method of making a package includes providing a metal leadframe having a die pad in a rectangular frame. Tabs extend from the frame toward the die pad. The die pad and tabs have side surfaces with reentrant portions and asperities. A die is attached to the die pad. The die is electrically connected to the tabs. An encapsulant is applied to the upper and side surfaces of the leadframe. Finally, the leadframe is cut in situ so that the die pad and tabs are severed from the frame, the sides of the package are formed, and the package is severed from the leadframe.Type: GrantFiled: October 22, 2001Date of Patent: February 3, 2004Assignee: Amkor Technology, Inc.Inventor: Thomas P. Patent number: 6684497Abstract: A method of forming a printed circuit board comprising a plurality of conductive bumps with substantially coplanar upper surfaces. The method comprises the steps of applying a metal layer onto a dielectric substrate; applying a first photoresist onto said substrate and exposing and developing said first photoresist to define a pattern of conductive bumps; etching the metal layer exposed by said development to form said plurality of conductive bumps; removing said first photoresist; applying a second photoresist onto the metal layer; exposing and developing said second photoresist to define a pattern of conductive bumps and circuit lines; etching the metal layer exposed by said development to form a pattern of circuit lines in said metal layer; and removing said second photoresist. The present invention is also provides a method for preparing a reinforced panel.Type: GrantFiled: February 20, 2001Date of Patent: February 3, 2004Assignee: International Business Machines CorporationInventors: Bernd Karl-Heinz Appelt, James Russell Bupp, Donald Seton Farquhar, Ross William Keesler, Michael Joseph Klodowski, Andrew Michael Seman, Gary Lee Schild

Patent number: 6684498Abstract: A cable management system comprising a cable flex radius system having at least two opposing curved surfaces to control flex radius of a cable linking a stationary system to a dynamic system is disclosed. The cable management system also comprises a cable strain relief system comprising a cable clamp located on each of the at least two opposing curved surfaces. The system simultaneously provides position biasing of a driven rotating mechanism referenced to a fixed system as well as mechanism backlash control. The system insures consistent cable bend radius and slack management required to insure flex cable cycle life. In one embodiment, the cable management system is comprised of a torsion arm and a spool. In this embodiment, the torsion arm pivots during rotation of the spool. A spring connected to the torsion arm provides the requisite tension force to a cable that links the spool and the torsion arm.Type: GrantFiled: April 6, 2000Date of Patent: February 3, 2004Assignee: Plasmon IDE, Inc.Inventors: Curt D. Patent number: 6684499Abstract: Methods are disclosed for fabricating spring structures in which a passive, conductive coating is deposited onto the spring structure before release. A release layer is deposited on a substrate and then a spring metal layer is formed thereon. A first mask is used to form a spring metal finger from these layers. A second mask defines a window exposing a tip of the finger. The release layer under the tip is etched through the window, and then a passive-conductive coating material (which may also have spring characteristics) is deposited on the tip. The second mask and residual coating material are then lifted off, and a third (release) mask is formed that is used to release a free end of the spring metal finger. The release mask is then stripped. When the passive-conductive coating includes spring characteristics, the stress variations of the coating help to lift the free end if the finger during release.Type: GrantFiled: January 7, 2002Date of Patent: February 3, 2004Assignee: Xerox CorporationInventors: Linda T. Patent number: 6684500Abstract: A method and apparatus for machining workpieces with rotationally symmetrical surfaces, for example crankshafts, by which the setting and idle times are minimised, transposition of the workpiece to another machine is avoided, and both large batch sizes and also small numbers of items are economically machined. Machining of the workpiece is effected both by a method in which the machining speed is produced primarily by the rotation of the workpiece, and also by a method in which the machining speed is achieved primarily by the rotation of the tool.Type: GrantFiled: July 18, 2000Date of Patent: February 3, 2004Assignee: Boehringer Werkzeugmaschinen GmbHInventors: Matthias Kohlhase, Rolf Santorius
