Method and apparatus for global die thinning and polishing of flip-chip packaged integrated circuits
Patent number: 6939209Abstract: A reliable, inexpensive “back side” thinning process and apparatus therefor, capable of globally thinning an integrated circuit die to a target thickness of 10 microns, and maintaining a yield of at least 80%, for chip repair and/or failure analysis of the packaged die. The flip-chip packaged die is exposed at its backside and mounted on a lapping machine with the backside exposed. The thickness of the die is measured at at least five locations on the die. The lapping machine grinds the exposed surface of the die to a thickness somewhat greater than the target thickness. The exposed surface of the die is polished. The thickness of the die is again measured optically with high accuracy. Based on the thickness data collected, appropriate machine operating parameters for further grinding and polishing of the exposed surface are determined. Further grinding and polishing are performed. These steps are repeated until the target thickness is reached.Type: GrantFiled: October 24, 2003Date of Patent: September 6, 2005Assignee: Credence Systems CorporationInventors: Chun-Cheng Tsao, John Valliant -

Patent number: 6939247Abstract: A golf club head is formed of a hollow metal body having a center of gravity that is above the geometric center of the club face. The hollow metal body of the club head has a sole plate that is smoothly contoured and devoid of any inefficient structures such as weight pads or other mass concentrations. By avoiding the use of inefficient structures such as weight pads, more material is available for the structural walls of the club head body while maintaining the club head within acceptable weight limitations. Moreover, placement of the center of gravity above the center line of the face ensures that sufficient backspin will be imparted to the golf ball when struck by the club.Type: GrantFiled: March 29, 2004Date of Patent: September 6, 2005Assignee: Karsten Manufacturing CorporationInventors: Bradley D. Patent number: 6939248Abstract: A wood golf club head is adapted to achieve the maximum flight distance or optimum trajectory of a golf ball, by incorporating features to achieve an appropriate correlation between launch angle and backspin speed of a golf ball that is struck by the club head. A wood golf club head is designed to achieve a launch angle and a backspin speed of a golf ball located in an angle-spinspeed region defined by an ellipse having a center point O(21, 1800), length of a major axis L equal to 2100(rpm), length of a minor axis S equal to 5.7(deg), and tilt angle ? of the major axis measured in a counterclockwise direction from the vertical axis equal to 0.25(deg), wherein the horizontal coordinate designates the launch angle(deg) of the golf ball, the vertical coordinate designates the backspin speed(rpm) of the golf ball, and the horizontal and vertical axes have the same numerical scale. Preferably, the wood golf club head has a face formed of a low friction material and a loft angle of 13 to 20 degrees.Type: GrantFiled: July 2, 2003Date of Patent: September 6, 2005Assignee: Mizuno CorporationInventors: Takeshi Naruo, Yoshihiro Fujikawa

Patent number: 6939249Abstract: A golf ball formed to have a low spin, high moment of inertia core assembly, which comprises a low specific gravity core and non-continuous high specific gravity intermediate layer. This core assembly is encased within a soft cover with Shore D hardness less than 65. The low specific gravity core is preferably made from a foamed polymer, and the non-continuous high specific gravity core is preferably a geodesic or polyhedron screen or a perforated shell.Type: GrantFiled: February 27, 2004Date of Patent: September 6, 2005Assignee: Acushnet CompanyInventor: Michael J. Patent number: 6939250Abstract: A multi-piece golf ball includes a core having a diameter of 30 to 40 mm, at least one intermediate layer including the outermost layer having a thickness of 0.5 to 2.0 mm, and a cover having a thickness of 1.0 to 3.0 mm. The cover is made from a material obtained by dispersedly blending at least one kind of silicone powder selected from a silicone rubber powder, a silicon resin powder, and a composite powder thereof, in a main resin component containing an ionomer resin in an amount of 50% by weight or more. Dimples of the number of 300 to 550 pieces are formed in the surface of the golf ball in such a manner that a dimple total volume ratio VR is in a range of 0.85% or less. The multi-piece golf ball is excellent in resilience, flight distance characteristic, and feel of hitting.Type: GrantFiled: December 13, 2002Date of Patent: September 6, 2005Assignee: Bridgestone Sports Co., Ltd.Inventors: Junji Hayashi, Hisashi Yamagishi, Yasumasa Shimizu, Yasushi Ichikawa

Patent number: 6939253Abstract: A dimple pattern for a golf ball with multiple sets of dimples is disclosed herein. Each of the multiple sets of dimples has a different entry radius. A preferred set of dimples is eighteen different dimples. The dimples may cover as much as eighty-seven percent of the surface of the golf ball. The unique dimple pattern allows a golf ball to have shallow dimples with steeper entry angles. In a preferred embodiment, the golf ball has 382 dimples with eleven different diameters and eighteen different entry radii.Type: GrantFiled: November 24, 2003Date of Patent: September 6, 2005Assignee: Callaway Golf CompanyInventor: Steven S.
