    Abstract: A transfer device can have a high durability and no limit in an operation of an arm member. An electrostatic pick 44 of a first transfer device 17 is advanced into a process module 12, and a wafer W is electrostatically attracted to and held on the electrostatic pick 44. While the wafer W is being transferred into a load lock module 14 by driving the first transfer device 17, the electrostatic pick 44 is turned into an electrically floating state, so that a state in which the wafer W is electrostatically attracted to and held on the electrostatic pick 44 is maintained. After the transferring of the wafer W to the load lock module 14 is completed, charges of the electrostatic pick 44 are neutralized, so that the wafer W is not electrostatically attracted to and held on the electrostatic pick 44.

Disconnection of the tubular members is effected by reversing the order of the steps for connection. The twist-lock connector also includes an overtightening protection feature. When the rotatable member is rotated in the first direction relative to the seating member by approximately 180°, the lock is released, but without breakage of the twist-lock connector.

Quick connect/disconnect lubrication fittings on the clamp and upper body assembly are releasably mated upon rotation of the clamp to the clamped position to provide lubrication from a single lubrication line to both the bearing assembly and seals via passageways formed in the outer body of the upper body assembly.

Each coupling half includes a hose connection piece and a cam ring rotatable relative to the hose connection piece. The cam rings provide a bayonet-type locking engagement. The hose connection piece has two serially arranged axially extending sections each of different diameters. The larger diameter section receives and holds a length of the fire hose. A neck on the cam ring is rotatably attached to the smaller diameter section. The neck on the cam ring is held on the smaller diameter section against movement in the axial direction. A resilient back-springing holding ring is located adjacent the free end of a smaller diameter section in a recess in the section. The holding ring in combination with the free end of the smaller diameter section forms an annular space in which a sealing ring for the coupling is secured.

The degree of preload would be sufficient to maintain the contact between the compressed faces under expected working loads of the pipe sections.
