Abstract: A process for manufacturing semiconductor packages is provided, that includes drilling blind apertures in a reconstituted wafer, adhering a dry film resist on the wafer over the apertures, and patterning the film to expose a space around each of the apertures. The apertures and spaces are then filled with conductive paste by wiping a quantity of the paste across a surface of the film so that paste is forced into the spaces and apertures. The spaces around the apertures define contact pads whose thickness is constrained by the thickness of the film, preferably to about 10 ?m or less. To prevent paste from trapping air pockets in the apertures, the wiping process can be performed in a chamber from which much or all of the air has been evacuated. After curing the paste, the wafer is thinned from the back to expose the cured paste in the apertures.

Abstract: There is provided by this invention an apparatus for drilling composite materials which provides controlled depth drilling. In a first embodiment of the invention, a drill motor is integrated within a microstop cage and retained by a lock nut, such that by extending or shortening the microstop cage the depth of the hole drilled is decreased or increased, respectively. The drill motor is urged towards the composite surface against spring pressure which, in conjuntion with a stop collar, limits the depth of the hole drilled. Furthermore, the spring facilitates the retraction of the drill bit from the composite surface. Alternatively, the depth of a hole may be incrementally controlled by the amount that a stop cage is threaded onto an attachment sleeve that in turn is attached to the drill motor. The further the stop cage is threaded onto the attachment sleeve, the deeper the hole drilled will be as more of the drill bit will be exposed beyond the stop cage.

  • Patent number: 4354779
Abstract: A depth stop for a drilling tool comprises a rod 12 mounted on the tool body for sliding movement in directions parallel to the drilling movement, and a locking lever 15 pivotally mounted about a pivot boss 16 which projects at a substantially right angle to but is offset from the rod. The rod, extends through an aperture in the upper part 18 of the lever which aperture provides a radical clearance for the rod, and a spring 19 biases the lever so as to bring a peripheral edge or opposite peripheral edges of an aperture through the lever into frictional engagement with the rod and the biasing direction is the same as the direction in which the rod tends to move when it comes into abutment with a workpiece. The rod can be released by manually swivelling the lever against the spring force. The rod 12 may have a knurled surface 14 so as to provide substantially a mechanical lock with the co-operating peripheral edge of the lever aperture.

  • Patent number: 4256422
Abstract: In a drilling machine, a rod-like stop member is mounted on the machine housing for limiting the extent to which a tool held in the machine can drill into a receiving surface. A handle lever, fitted on the housing, releasably locks the stop member in the desired position. The handle lever is pivotally mounted on the housing and has a specially shaped end surface which, in cooperation with a pressure plate, affords the locking engagement with the stop member. The locking engagement is provided by corrugated surfaces on the pressure plate and the stop member. The specially shaped end surface assures that the locked engagement cannot be released until a form-locking engagement between the pressure plate and stop member is overcome.

  • Patent number: 4113404
Abstract: A depth stop is mounted on the casing of a drilling machine and includes a clamping lever with a bore through which an elongated rod extends. The rod acts as the stop. Lugs attached to the casing pivotally support the clamping lever. The lever has a clamping surface which engages the surface of the casing in the clamped position. The clamping surface extends circumferentially of the axis of the bore in the lever and is arranged eccentrically relative to the axis.

  • Patent number: 3954347
Abstract: An improved drilling machine for cutting holes for knobs and latches in metal-clad doors comprises a supporting framework for the door and a hollow drill arranged to be moved upward from the underside of the door to cut the knob opening. The drill is hollow in construction and is supported on a drive shaft by a plurality of support members spaced a sufficient distance apart to effect an easy discharge of the core which is cut and drops through the center of the hollow drill bit or cutter. In addition, the drill bit or cutter, which is hollow in construction, has the individual cutting teeth cut at an angle such that the innermost part of the cut is completed through the metal cladding on the door before the cutter begins to cut the wooden portion thereof.
