Abstract: A method of forming a masking element is provided. The method includes forming a photoresist material having a polymer backbone over a substrate, where the polymer backbone includes a linking group that links a first polymer segment to a second polymer segment, each of the first and the second polymer segments having an ultraviolet (UV) curable group. The method includes exposing the photoresist material under a first UV radiation to break the link between the first polymer segment and the second polymer segment. The method includes exposing the photoresist material under a second UV radiation different from the first UV radiation to form a patterned resist layer. And the method includes developing the patterned resist layer to form a masking element.
Abstract: A novel process is described for the preparation of pharmaceutically useful compounds such as 1-{4-[2-(azepan-1-yl)ethoxy]benzyl}-2-(4-hydroxyphenyl)-3-methyl-1H-indol-5-ol acetic acid commonly known as bazedoxifene acetate of the formula-1 using 2-(4-{[5-(benzyloxy)-2-[4-(benzyloxy)phenyl]-3-methyl-1H-indol-1-yl]methyl}phenoxy)ethyl-4-methylbenzenzene-1-sulfonate (formula 2a).
Abstract: The present invention discloses novel aromatic ketone compounds with functional substiution groups at para- or meta positions which can be used as photo-initiators or effective components of photo-initiator mixtures for the photopolymerizations of ethylenically unsaturated systems. The preparation of these compounds is also disclosed.
Abstract: A photoresist composition includes about 4% to about 10% by weight of a photoresist resin, about 0.1% to about 0.5% by weight of a photoacid generator having a sulfonium-salt cationic group and a sulfonium-salt anionic group containing a carboxyl group as a hydrophilic site and a remainder of a solvent. The photoresist composition may form a photoresist pattern having a uniform profile.

Abstract: Refined ethylene sulfite exhibits an excellent storage stability when used as a constituent of an electrolyte. A method of producing same has a step of reacting ethylene glycol and thionyl chloride to producing raw ethylene sulfite, a rectifying step for rectifying the raw ethylene sulfite, and a refining process for refining the raw ethylene sulfite or the rectified ethylene sulfite conducted before or after the rectifying step. The refining process is at least one process selected from the group consisting of a washing process, a dehydration process by total reflux distillation, a second rectifying process, and an absorbing process. Refined ethylene sulfite produced according to the method contains chloroethanol in an amount of not more than 1000 ppm.
