    Abstract: A method and apparatus for forming tungsten features in semiconductor devices is provided. The method includes exposing a top opening of a feature formed in a substrate to a physical vapor deposition (PVD) process to deposit a tungsten liner layer within the feature. The PVD process is performed in a first processing region of a first processing chamber and the tungsten liner layer forms an overhang portion, which partially obstructs the top opening of the feature. The substrate is transferred from the first processing region of the first processing chamber to a second processing region of a second processing chamber without breaking vacuum. The overhang portion is exposed to nitrogen-containing radicals in the second processing region to inhibit subsequent growth of tungsten along the overhang portion. The feature is exposed to a tungsten-containing precursor gas to form a tungsten fill layer over the tungsten liner layer within the feature.

    Abstract: Provided is a preparation method of a detector material. The present disclosure epitaxially grows a buffer layer on a surface of a gallium arsenide substrate, deposits a silicon dioxide layer on the buffer layer, and etches the silicon dioxide layer on the buffer layer according to a strip pattern by photolithography and etching to form strip growth regions with continuous changes in width. Finally, a molecular beam epitaxy (MBE) technology is used to epitaxially grow the detector material in the strip growth regions under set epitaxy growth conditions. Because of the same mobility of atoms arriving at the surface of the substrate, numbers of atoms migrating to the strip growth regions are different due to different widths of the strip growth regions, such that compositions of the material change with the widths of the strip growth regions or a layer thickness changes with the widths of the strip growth regions.

    Abstract: A proposed fabrication technique for a polarization-absorbing wire grid polarizer avoids the need to etch through the multilayer stack of materials to form the grid structure. Initial reflective metal and dielectric buffer layers are patterned and etched in a conventional manner to create the desired grid topology. A small-angle coating process is then used to complete the fabrication process by first coating the top surface of the patterned dielectric with a polarization-absorbing metal. A second coating process is used to cover the created metal coating with a dielectric cladding material. Maintaining a small angle of incidence between the coating source and the wire grid structure ensures that top portions of the grid are suitably covered to create the desired multilayer wire configuration.

    Abstract: A method for forming a semiconductor device includes providing a semiconductor substrate, implanting n-type impurities into a device region in the semiconductor substrate to form an implanted region and an un-implanted region. The method also includes forming an epitaxial layer on the semiconductor substrate and forming a trench surrounding the device region in direct contact with the implanted region. The method further includes performing a selective lateral etch through the trench to remove the implanted region to form a cavity under the epitaxial layer. The un-implanted region is retained to form a pillar under the epitaxial layer. Next, an insulating material is disposed in the cavity and the trench. The method forms a single crystalline region that is separated from the semiconductor substrate by the insulating material except at the pillar.

    Abstract: An optical fiber array collimator is disclosed for use in a multi-line LiDAR application. The collimator includes an optical fiber array assembly, a collimating lens assembly and a housing. The optical fiber array assembly and a collimating lens assembly are positioned, assembled, and fixed in the housing. The light output surface of the optical fiber array assembly is installed near the focal plane of the collimating lens assembly. By adjusting the distance between the optical fiber array and the collimating lens, the high-precision collimated output beams from multiple optical fibers can be realized simultaneously. The fiber array can be packed and assembled with dozens or hundreds of fibers with high density. The fiber arrangement has the characteristics of adjustable density, high precision spacing and high reliability. The collimating lens includes at least one spherical or aspherical lens, which can achieve minimal aberration in different fields of view through optical design optimization.

The seed laser with high beam quality is collimated by collimation system, then input into the gain element; the pump laser is pumped into the gain element via end pump or side pump mode. The seed laser beam transmits into the gain medium and is reflected by the interface several times with the “Zigzag” path, which makes the seed laser fully gained and amplified, finally achieving high power and high beam quality laser output. In the present disclosure, MoOx QDs (nanoenzymes) and Co/Zn-MOFs both have catalytic activity, and the large specific surface area and porous structure of Co/Zn-MOFs can provide more binding sites for the contact between nanoenzymes and substrates. Moreover, Co/Zn-MOFs have high catalytic activity similar to natural enzymes. When nanoenzymes with fluorescent properties encounter Co/Zn-MOFs with similar catalytic activity, they will collide with a spark of “synergy catalysis”, and the fusion of the two plays a role of synergy catalysis; in addition, the uniform cavity of Co/Zn-MOFs can provide “hosts” for nanoenzymes, and Co/Zn-MOFs provide “anchors” for MoOx QDs, avoiding the aggregation of MoOx QDs and enhancing the stability of the probe.
