    Abstract: Light-emitting device assemblies are described. The assemblies can include a light-emitting device, an optional package supporting the light-emitting device, and a base supporting the light-emitting device or the optional package. The base may include a protrusion extending in the direction of the light-emitting device. The thermally conductive pathway can extend between the light-emitting device and the base, such that the thermally conductive pathway includes the protrusion. Other assemblies can include a light-emitting device, a support substrate, and a layer of dielectric material on the support substrate. An aperture may be defined by the dielectric material through which a thermally conductive material (e.g., a portion of the support substrate) can extend to facilitate thermal communication between the support substrate and the light-emitting device. Thermal communication between the support substrate and the light-emitting device can increase the removal of thermal energy generated by the device.

    Abstract: A chip package having an array of leads, wherein successive leads are staggered in all three dimensions (X, Y, and Z) relative to one another. Such a staggered arrangement permits a large number of leads available in a confined space while maintaining the minimum separation necessary between adjacent leads. The leads are formed by placing asymmetric top and bottom masks on a lead frame, and partially etching the top of the lead frame, while partially and over etching the bottom of the lead frame. Although the resulting leads are staggered in three dimensions, no additional processing steps are needed beyond those used to fabricate conventional packages.

    Abstract: A uniformly thick dielectric polyimide coating is provided on the back face of an integrated circuit and the die is mounted to a copper lead frame finger by interposing an epoxy resin bonding agent between the uniformly thick polyimide coating and the copper support finger. The die coating is provided before separating die from the precursive water. Liquid polyimide is poured onto the back side of the water which is spun, in a manner similar to that usually used for obtaining uniformly thick photoresist films. After curing the polyimide, the die are cut from the wafer by sawing.
