A determining device determines, for the elements of the second group, a secondary anchoring point located at an intersection between an axis of the element and the label zone. For each element, a label for the element is presented on a screen. The labels associated with the first group are located at the main point and those associated with the second group are located at a secondary anchoring zone.

    Abstract: A semiconductor package can comprise a die stack attached to a substrate, with bond wires electrically connecting the two. Often multiple die stacks are adhered to a single substrate so that several semiconductor packages can be manufactured at once. A molding compound flow controller is optimally associated with the substrate or semiconductor package at one or more various locations. Flow controllers can control or direct the flow of the molding compound during the encapsulation process. Flow controllers can be sized, shaped, and positioned in order to smooth out the flow of the molding compound, such that the speed of the flow is substantially equivalent over areas of the substrate containing dies and over areas of the substrate without dies. In this manner, defects such as voids in the encapsulation, wire sweeping, and wire shorts can be substantially avoided during encapsulation.

    Abstract: Disclosed is a method for programming the progress of an injection molding cycle of an injection molding machine. The injection molding cycle includes several sequences which are manually started as a whole or in part in a setup mode and in a teaching mode. In the setup mode, parts of the injection molding machine are first actuated and are tested as to the functionality thereof. The tested parts are then actuated once again in the teaching mode according to the desired sequence of movements, said sequence of movements being stored in a controller of the injection molding machine. Specific actions such as building up and reducing forces and generating holding pressure can also be taught. The individually taught sequences can then be freely combined into new processes in a controller having a suitable operator interface and can be repeated multiple times.

    Abstract: A computer program analyzes a CAD file provided by a customer of a custom part to be injection molded. Feedback from the analysis is provided to the customer through a rendering of the part. Rather than merely communicating using color as applied to the rendering file and separate text, the invention applies one or more symbols as “decals” to the rendering of the part provided to the customer. In one preferred embodiment, the symbols are chevrons or arrows which indicate the direction of additional draft needed on particular faces for the part to be sufficiently manufacturable. The symbols are sized appropriately for the size of the face to which they are applied, and are oriented to match the orientation of the face. The symbols may also indicate other information, such as the magnitude of draft needed, magnitude of thickness required, the surface finish to be applied at that location, or time or location based properties of the injection molding process.

One or more acceptability criteria are applied to the part, such as whether the part can be manufactured in a two-piece, straight-pull mold, and whether the mold can by CNC machined out of aluminum. If not, the system sends a file to the customer graphically indicating which portions of the part need modification to be manufacturability. The system provides the customer with a quotation form, that allows the customer to select several parameters, such as number of cavities, surface finish and material, which an independent of the shape of the part.

    Abstract: A method for analyzing injection molding conditions, which takes into consideration the compressibility of molten resin in a barrel and mechanical delays in resin flow caused by constituent elements of an injection molding machine and analysis results thereof are provided. In a method for analyzing injection molding conditions in which, by using input data having shape data (31) and injection conditions data (37) to perform flow analysis of the process of filling the inside of the mold with molten resin, analysis of the pressure maintenance process from the filling with molten resin to the gate sealing, and analysis of the cooling process within the mold after gate sealing, the pressure and temperature distributions of resin within the mold are calculated, data (43) regarding compressibility of molten resin held in the barrel of the cylinder and mechanical data caused by constituent elements of the injection molding machine are added to the input data.

In the analysis, the viscosity of the foaming material is used as a function including a time term. The boundary and molding conditions are corrected when the calculation does not converge. The density and pressure distributions of the foaming material are determined when the calculation converges. When the density and pressure distributions depart from design tolerances, the foaming passage structure and foaming material injected amount are regulated by an analysis program that corrects the model form, physical property or molding condition.
