    Abstract: Ultrahigh vacuum chemical vapor deposition (UHV/CVD) and chemical mechanical polishing (CMP) systems are used in a method which can fabricate polycrystalline silicon (poly-Si) and polycrystalline silicon-germanium (poly-Si.sub.1-x -Ge.sub.x) thin film transistors at low temperature and low thermal budget. Poly-Si and poly-Si.sub.1-x -Ge.sub.x can be deposited by UHV/CVD without any anneal step. And due to the ultra low base pressure and ultraclean growth environment, the As-deposited poly films have low defect densities. However, the surface morphology retards the usage of the fabricating top-gate poly TFT's. In this invention, the CMP system is used for improving the surface morphology, high performance poly-Si and poly-Si.sub.1-x -Ge.sub.x TFT's can be obtained.

    Abstract: A gas is supplied to a second chamber so that the pressure in the second chamber is raised to a predetermined level. A communication passage is provided for internally connecting the first and second chambers. When the pressure in the first chamber attains the predetermined level, the gas is allowed to flow from the second chamber into the first chamber through the communication passage. A gas flow can be checked when an open-close door is opened to connect the chambers. Thus, there is no substantial gas flow, so that particles can be prevented from being flung up.

    Abstract: New alkali metal cyanide granulates based on sodium cyanide or potassium cyanide and a method for their preparation are disclosed. Commercially available alkali metal cyanide granulates consist of irregular particles; disadvantages are in particular the tendencies to form dust and to cake. The disclosed alkali metal cyanide granulates demonstrate a reduced tendency to cake and virtually no abrasion. The granulates are characterized by essentially spherical particles with particle diameters in the range 0.1 to 20 mm, a bulk density of more than 600 g/dm.sup.3, an abrasion of less than 1%, and a caking index of at most 4. The granulates can be prepared by fluidized bed spray granulation involving spraying an aqueous solution containing alkali metal cyanide onto alkali metal cyanide nuclei in a fluidized bed and evaporating the water.
