    Abstract: A method for making a silicon wafer includes the steps of generating and stabilizing embryos that become oxygen precipitates by succeeding thermal annealing applied during a semiconductor device manufacturing process. In the silicon wafer, embryos are substantially removed in a denuded zone, and embryos are distributed at a relatively higher concentration in a bulk region. Also, by controlling behaviors of embryos, a silicon wafer having a desired concentration profile of oxygen precipitates by succeeding thermal annealing is manufactured with high reliability and reproducibility.

    Abstract: The embodiments of methods and structures are for doping fin structures by plasma doping processes to enable formation of shallow lightly doped source and drain (LDD) regions. The methods involve a two-step plasma doping process. The first step plasma process uses a heavy carrier gas, such as a carrier gas with an atomic weight equal to or greater than about 20 amu, to make the surfaces of fin structures amorphous and to reduce the dependence of doping rate on crystalline orientation. The second step plasma process uses a lighter carrier gas, which is lighter than the carrier gas for the first step plasma process, to drive the dopants deeper into the fin structures. The two-step plasma doping process produces uniform dopant profile beneath the outer surfaces of the fin structures.

    Abstract: Provided are a transformer, capable of simplifying a manufacturing process and enhancing heat dissipation characteristics and insulating characteristics by adopting a dual-bobbin structure and configuring a secondary winding as a metallic plate extending to the outside, and an electronic device including the same. Heat dissipation from a primary winding is facilitated by forming a primary winding at the outer side. Furthermore, a secondary metallic plate, although formed inside, includes extension portions to thereby facilitate heat dissipation from the secondary metallic plate. Also, by adopting a dual bobbin structure for outer and inner bobbins, a sufficient distance for insulation between the primary winding and the secondary metallic plate is ensured to thereby enhance an insulating function. Further, a manufacturing process can be simplified by forming a secondary winding as a metallic plate manufactured in advance.

In the manufactured device, the first capping layer isolates the impurity region from the word line and the second capping region prevents the sidewalls of the respective pillar pattern from being exposed.

    Abstract: Embodiments of the invention are related to sense amplifiers. In an embodiment involving a sense amplifier used with a memory cell, signals BL, ZBL, SN and SP are pre-charged and equalized to a voltage reference, e.g., Vref, using an equalizing signal. A compensation signal, e.g., SAC, is applied to compensate for the mismatch between transistors in the sense amplifier. The word line WL is activated to connect the memory cell to a bit line, e.g., bit line ZBL. Because the memory cell shares the charge with the connected bit line ZBL, it causes a differential signal to be developed between bit lines BL and ZBL. When enough split between bit lines BL and ZBL is developed, signals SP and SAE are raised to VDD (while signal SN has been lowered to VSS) to turn on the sense amplifier and allow it to function as desire. Other embodiments and exemplary applications are also disclosed.

    Abstract: A concrete product is produced by providing red dune sand having a particle size of 45 microns or less and mixing the red dune sand with hydraulic cement in a ratio of about 30% of the cement being replaced by the red dune sand. The cement and red dune sand are then mixed with fine and course aggregate, water and a superplasticizer and cast after pouring into a mold cavity. Then within 24 hours of casting, the cast article is steam cured for 12 hours under atmospheric pressure, demolded and placed in an auto clave at 100% humidity. The temperature in the auto clave is raised to 180° C. within one to two hours and maintained at that temperature for 4 to 5 hours. The temperature also increases the pressure to about 10 bars. The pressure is released to reach atmospheric pressure within 20-30 minutes and the temperature reduced gradually, so that the article can be removed.
