    Abstract: Provided is a semiconductor device and method of making, incorporating a trench having rounded edges. According to an embodiment, a pad oxide layer, nitride layer, and TEOS layer are sequentially formed on a substrate. The TEOS layer, nitride layer, and pad oxide layer are dry-etched using a photosensitive layer pattern as a mask. After removing the photosensitive layer pattern, a trench is formed by dry-etching the substrate using the etched TEOS layer, nitride layer, and pad oxide layer as a mask. A portion of the pad oxide layer is pullback-etched, resulting in a first rounding of the trench. A portion of the etched nitride layer is pullback-etched and a portion of the etched TEOS layer is pullback-etched. The upper corner of the trench of the substrate is dry-etched using the pullback-etched TEOS layer, nitride layer, and pad oxide layer as a mask, resulting in a second rounding of the trench.

The insulating layer is formed over the first substrate so that the insulating layer covers the interconnection. The photodiode is formed in a crystalline semiconductor layer and then bonded to the first substrate while contacting the insulating layer. The via plug is provided by removing portions of the photodiode and the insulating layer to expose an upper portion of the interconnection to form a via hole, and filling the via hole with a conductive metal. The via plug electrically connects the photodiode to the interconnection.

    Abstract: Polymer/carbon nanotube composites including single-wall or multi-wall carbon nanotubes incorporated into the matrix of a polymer are provided. These composites can be used in environments exposed to galactic cosmic radiation. Accordingly, the composites are useful in deep space applications like space vehicles, space stations, personal equipment as well as applications in the biomedical arts and atom splitting research. The composites can be modified with organic dyes containing at least one phenyl ring and the resulting doped composite is useful as a radiation detector. The preferred polymer is poly(4-methyl-1-pentene). At low nanotube concentrations (i.e., about 0.5 wt % or less), the composites exhibit transparent optical qualities. At higher nanotube concentrations (i.e., about 0.6 wt % or more), the composites are non-transparent.

    Abstract: Acyclic diene metathesis (ADMET) has been utilized in the synthesis of carbosilane and carbosiloxane polymers bearing a latent reactive methoxy-functional group on each repeat unit. The polymerization results in a linear thermoplastic polymer. The latent reactive methoxy groups remain inert during polymerization; however, exposure to moisture triggers hydrolysis and the formation of a chemically cross-linked thermoset. The thermoset's properties can be modified by varying the ratio of carbosilane and carbosiloxane repeat units in the final material. Also, increasing cross-link density by using cross-linkable chain-end groups and increasing the run length of the soft phase, maximizing phase separation and elasticity, allows for the synthesis of elastic thermosets exhibiting good tensile strength. Adding a trifunctional ADMET active chain-end cross-linker to the system improved the mechanical behavior of the resulting polymer.

The rare earth nanocrystals can assemble into at least one close-packed, ordered nanocrystal superlattice.
