    Abstract: This disclosure describes an improved etch selectivity of a-C mask during HAR etch processes by using a cyclic etch process. The process has two principle steps: 1) A partial etch using a polymerizing etching recipe with lower O2 and extra polymer generation where a-C mask selectivity to dielectric (e.g. for SiO2 or ONON layers) is high; and 2) A polymer cleaning step using Kr sputter, Xe sputter, NF3, SF6, IF7, IF5, CF4, or other F based etching process, with or without bias, to etch the polymer. The polymer cleaning step may include addition of O containing molecules such as O2, CO, CO2, NO, NO2, N2O, SO2, and/or COS. These steps are repeated between a partial etch process (polymer creating) and polymer cleaning step (cycle etching).

The communication system comprises a plurality of relay sensors to transceive collected data between sequential relay sensors and ultimately to an operator. The communication system has a tractor for dispensing plural relay sensors throughout the hostile environment. The sensors may be dispensed by an elevator to a position where a relay sensor can be retrieved by a drone for placement to maintain line of sight communication. And relay sensors can be dispensed directly from the tractor to the ground or water. Direct dispensing of the relay sensors can occur through a hole in tractor or off a ramp.

The laser beams are recombined into a single pulsed laser beam after the stage for capture on the single image sensor to a subframe for each pulsed laser beam, the subframes being combined into a unique frame for each time step. The frames are analyzed with respect to time to determine the displacement, velocity and/or acceleration thereof.

Embodiments can utilize conduits, valves, and a control system for detection of a fault condition warranting a shut down, purging of a lower autoignition temperature fuel via venting and use of a higher autoignition temperature fuel for purging to facilitate subsequent restarting of the turbine. Embodiments can be configured so an inert gas purge is not needed for venting and purging of the fuel delivery system.
